Claims (3)
- 少なくともp形リン化硼素系半導体層とその上に形成したp形オーミック電極とを備えるリン化硼素系半導体素子において、
上記p形オーミック電極は、ニッケルと硼素との合金層から構成され、p形リン化硼素系半導体層との合金化のための熱処理は施されずに形成されたものである、
ことを特徴とするリン化硼素系半導体素子。 - 上記p形オーミック電極は、硼素の重量含有率が0%を超え25%未満である、請求項1に記載のリン化硼素系半導体素子。
- 上記p形リン化硼素系半導体層は、伝導形を制御するための不純物を故意に添加しないアンドープのリン化硼素から構成されている、請求項1または2に記載のリン化硼素系半導体素子。
