Abstract
PURPOSE:To shorten the delay time of a semiconductor integrated circuit by inserting a diode which is forwardly biased between the emitter and the collector of an I<2>L injector. CONSTITUTION:When only an NPN type transistor TX5 is turned ON, an injector TX2 is saturated, and no current is flowed through a diode D2. The base current IB5 of the transistor TX5 is equal to the collector current IC2 of the injector TX2, and the collector current IC5 becomes the sum of the collector current IC3 of a transistor TX3 and the forward current of a diode D3. This retains the collector emitter voltage VCE of the transistor TX5 high to set the saturation shallow. When the forward voltage of the diode D3 is represented by VF with the saturated voltage VS of the transistor TX2, the logic amplitude is VF-VS, and when a diode having extremely low VF is used, it can remarkably shorten the logic amplitude and the delay time.
