Description
本発明は概して、電極間に印加された高周波電力によってプラズマが励起される基板製造用プラズマ処理装置に関する。より具体的には、本発明は、電気的な、ガス流の、及び熱的な対称性を改良されたプラズマ均一性制御に対して提供するプラズマ処理チャンバに関する。
フラットパネルディスプレイや集積回路等の電子デバイスは、一般に、層を基板上に堆積し、堆積された材料を所望のパターンにエッチングする一連の処理工程によって製造される。処理工程は、一般的に、物理蒸着(PVD)、化学蒸着(CVD)、プラズマCVD(PECVD)、及び他のプラズマ処理を含む。具体的には、プラズマ処理は、真空チャンバに処理ガス混合物を供給し、電気的又は電磁気的な力(RF電力)を印加して、処理ガスをプラズマ状態に励起する必要がある。プラズマは、ガス混合物を所望の蒸着又はエッチング処理を行うイオン種に分解する。
Claims (15)
- 処理領域を囲む蓋アセンブリ及びチャンバ本体と、
チャンバ本体内に配置された基板支持アセンブリを含み、蓋アセンブリが、
1以上の流体入口及び1以上の流体出口を有する上部電極と、
導電性フィッティングのうちの1つが、1以上の流体入口及び1以上の流体出口の夫々に結合される複数の導電性フィッティングと、
上部電極に結合された複数の導電性プラグであって、導電性フィッティング及び導電性プラグが基板支持アセンブリの中心軸の周りに対称的に配置された導電性プラグを含むプラズマ処理装置。 - 導電性プラグ及び導電性フィッティングは同じ材料を含む請求項1記載のプラズマ処理装置。
- 導電性プラグは導電性フィッティングと実質的に同じ大きさと形状を有する請求項1記載のプラズマ処理装置。
- 導電性プラグ及び導電性フィッティングは共に、基板支持アセンブリの中心軸の周りにセンタリングされた極座標配列を画定する請求項1記載のプラズマ処理装置。
- 上部電極はシャワーヘッド板及び伝熱板を含む請求項1記載のプラズマ処理装置。
- 伝熱板は、内部に配置され、1以上の流体入口及び1以上の流体出口と流体連通する複数の流体チャネルを有する請求項5記載のプラズマ処理装置。
- シャワーヘッド板は、処理ガスを処理領域内へ分配するように構成された中央マニホールドと、処理ガスを処理領域内へ分配するように構成された1以上の外側マニホールドを有する請求項5記載のプラズマ処理装置。
- 蓋アセンブリは基板支持アセンブリの中心軸の周りに対称的に配置された複数のガスチューブを介して1以上の外側マニホールドに結合されたリングマニホールドを含む請求項7記載のプラズマ処理装置。
- 基板支持アセンブリに結合され、基板支持アセンブリを垂直に移動させるように構成された第1作動装置と、
基板支持アセンブリに結合され、基板支持アセンブリ内に配置された複数の基板支持ピンを移動させるように構成された第2作動装置を含む請求項1記載のプラズマ処理装置。 - プラズマ処理装置用の蓋アセンブリであって、
1以上の流体入口及び1以上の流体出口を有する上部電極と、
導電性フィッティングのうちの1つが、1以上の流体入口及び1以上の流体出口の夫々に結合される複数の導電性フィッティングと、
上部電極に結合された複数の導電性プラグであって、導電性フィッティング及び導電性プラグが上部電極の中心軸の周りに対称的に配置された導電性プラグを含む蓋アセンブリ。 - 上部電極はシャワーヘッド板及び伝熱板を含み、伝熱板は、内部に配置され、1以上の流体入口及び1以上の流体出口と流体連通する複数の流体チャネルを有する請求項10記載の蓋アセンブリ。
- 導電性プラグ及び導電性フィッティングは同じ材料を含む請求項10記載の蓋アセンブリ。
- 導電性プラグは導電性フィッティングと実質的に同じ大きさと形状を有する請求項10記載の蓋アセンブリ。
