上記低濃度領域が形成された基板に対して、水素ガスを用いたドライエッチング、又は、過酸化水素及びフッ素を含むエッチャントを用いたウエットエッチングを行うことにより、上記半導体層となる半導体層形成層の一部を除去する半導体層形成エッチング工程とを備えることを特徴とする薄膜トランジスタの製造方法。 A gate electrode provided on the substrate;
