本發明係關於一種使用於半導體裝置製造的水性蝕刻溶液、其使用方法及其系統。更特別是,本發明提供一種同時蝕刻在矽-鍺/矽複合式半導體裝置中的矽及矽-鍺合金之水性蝕刻溶液。
發明背景
伴隨著連續不斷地縮小比例及對超高密度積體電路之速度及功能性的要求需求增加,習知的平面金氧半場效電晶體(MOSFETs)面對到增加的挑戰,諸如閘極氧化物厚度縮小及在通道區域上的閘極電極之靜電控制等問題。鰭片場效應電晶體(FinFETs)已藉由在鰭片通道的三邊上纏繞該閘極電極而具有超過平面閘極MOSFET設計之經改良的控制。
GAA MOSFETs類似於FinFETs,但是因為閘極電極完全包圍通道,其在通道上具有甚至較大的靜電控制之潛力。在GAA MOSFET中,該通道區域基本上係奈米線。該奈米線通道典型具有厚度(或直徑)在數十奈米(nm)或較少內及具有不受約束的長度。該奈米線通道通常水平懸浮在該GAA MOSFET之更大的源極與汲極區間且錨定於此。
該GAA MOSFETs可使用完全相容的CMOS技術在塊體矽基材上進行製造。在GAA MOSFET中形成該通道區域的典型製造方法包括於塊體基材的頂端上磊晶生長一堆疊(磊晶堆疊),其中在該等通道層間夾有一犧牲層。該犧牲層及通道層係由二種不同材料構成,以便可藉由選擇性蝕刻來移除該犧牲層。
以實施例說明之,該磊晶堆疊可由交替的矽(Si)與矽鍺(SiGe)層形成,其中該Si層係犧牲層及該SiGe層係通道層。然後,可藉由選擇性蝕刻(例如,經由溼式蝕刻方法,諸如TMAH)來移除Si層,且亦由於構成該犧牲層及基材的材料類似性,其會非故意地將溝槽鑲嵌進該塊體基材中。隨後,該SiGe層可懸浮在該溝槽上而形成奈米線通道。然後,繞著該SiGe奈米線通道及在該基材的鑲嵌溝槽上配置一薄閘極介電質。然後,將金屬配置在該介電質上以形成該GAA MOSFET的金屬閘極電極。
亦有需要同時蝕刻矽及矽-鍺二者時的狀況,諸如例如,在鰭片修整(fin trimming)時。同時Si/SiGe鰭片修整之應用典型使用於5奈米技術。在圖案上有二種型式的鰭片,包括Si及SiGe。因為該等鰭片將經歷一些製程步驟,若原始鰭片寬度太窄時,此可產生鰭片崩塌的問題。因此,初始可製造出較寬的鰭片,然後藉由溼式蝕刻製程來修整其以避免鰭片崩塌。在技藝中,對把Si及SiGe作為標的以將鰭片厚度減低至等於約1奈米之蝕刻化學物質有需求,及該化學物質必需與氧化物及氮化物相容。
發明概要

水

氧化劑

氟離子來源

然而,應要瞭解的是,所使用之氟離子量典型將依欲清潔的特別基材而定。例如,在某些清洗應用中,當清洗包含對氟化物蝕刻具有高抗性之介電材料的基材時,該氟離子量可相當高。相反地,在其它應用中,例如,當
清洗包含對氟化物蝕刻具有低抗性之介電材料的基材時,該氟離子量應該相當低。
水溶混性溶劑
本發明的蝕刻組合物包含一水溶混性溶劑。該水溶混性溶劑可作用以抑制矽蝕刻速率及推升矽-鍺蝕刻速率。可使用的水溶混性有機溶劑之實施例有乙二醇、丙二醇(PG)、丁基二甘醇(BDG)、1,4-丁二醇、三丙二醇甲基醚、丙二醇丙基醚、二甘醇正丁基醚(例如,可以商業稱號Dowanol DB商業購得)、己基氧基丙基胺、聚(氧基伸乙基)二胺、二甲基亞碸(DMSO)、四氫糠基醇、甘油、醇類、亞碸或其混合物。較佳的溶劑有醇、雙醇或其混合物。最佳的溶劑有雙醇,諸如例如,丁基二甘醇。

咸信對大部分應用來說,在該組合物中之水溶混性有機溶劑的量可在具有開始及結束點係選自於下列所列出之重量百分比範圍內:0.5、1、5、7、9、12、15、20、25、28、30、35、40、45、50、59.5、62、65。此溶劑範圍的

胺化合物

緩衝劑
該蝕刻組合物包括一緩衝組合物。典型來說,該緩衝組合物包含如下列詳述之胺化合物(如上述詳述)及/或其它鹼及/或銨鹽與多功能性有機酸、基本上由其組成或由其組成。除了該胺化合物之外,可將額外或另一種鹼及/或銨鹽加入至該組合物以與該多功能性有機酸作用來緩衝該組合物。
在某些具體實例中,所使用的緩衝劑包含銨鹽,其係與主要作用為該緩衝劑的共軛酸部分之一或多種多功能性有機酸配成對。如於本文中所使用,用語「多功能性有機酸」指為酸或具有多於一個羧酸鹽基團的多酸,其包括但不限於:(i)二羧酸鹽酸(諸如丙二酸、蘋果酸等等)、含有芳香族部分的二羧酸(諸如酞酸等等)及其組合;及(ii)三羧酸(諸如檸檬酸等等)、含有芳香族部分的三羧酸(諸如偏苯三酸等等)及其組合。
用於該緩衝系統的較佳酸有具有至少三個羧酸基團之多質子酸。此等酸具有至少第二及第三解離常數,其各者相對於其各別的前述常數係較高。此指示出比起失去第二質子,該酸更容易失去第一質子,因為該第一質子係與單一負電荷離子分開,然而該第二質子係與雙負電荷離子分開。咸信雙負電荷強烈地將質子吸回該酸離子。類似關係存在於該第二與第三分開的質子間。因此,諸如例如,具有至少三個羧酸基團的那些多質子酸在控制溶液之pH上係有用,特別在與其較高pKa值相應的pH處。因此,除了具有pKa值約5至約7外,本發明的較佳多質子酸具有多重pKa值,其中最高的pKa係約5至約7,或約5至約6,或約6至約7,或約5.5至約6.5。
根據本發明之具有至少三個羧酸基團的多質子酸係與多羥基溶
劑高度相容。較佳的多質子酸之實施例包括三羧酸(例如,檸檬酸、2-甲基丙烷-1,2,3-三羧酸、苯-1,2,3-三羧酸[半蜜蠟酸]、丙烷-1,2,3-三羧酸[丙三羧酸]、1,順-2,3-丙烯三羧酸[烏頭酸]及其類似物)、四羧酸(例如,丁烷-1,2,3,4-四羧酸、環戊烷四-1,2,3,4-羧酸、苯-1,2,4,5-四羧基[苯均四酸]及其類似物)、五羧酸(例如,苯五羧酸)及六羧酸(例如,苯六羧酸[蜜蠟酸])及其類似物。這些酸的各別pKa值係提供在表1中。特別佳的多質子酸包括三羧酸,且檸檬酸最佳。
較佳的多質子酸檸檬酸係具有三個pKa值的三羧酸:3.13、4.76及6.40,其各別與三氫檸檬酸鹽離子、二氫檸檬酸鹽離子及單氫檸檬酸鹽離子相應。在本發明的某些較佳具體實例中,該緩衝系統包含檸檬酸的鹽,且特別佳的緩衝劑包含三元檸檬酸銨與檸檬酸之水溶液。

其它選擇性成分
本發明的蝕刻組合物亦可包括一或多種下列添加劑:螯合劑、化學改質劑、染料、滅菌劑及其它添加劑。該添加劑可加入的程度為它們不會相反地影響該組合物之性能。

咸信該螯合劑若存在時,其在該組合物中的量將係約0.1重量%至約10重量%,較佳量為該組合物的約0.5重量%至約5重量%。
在某些具體實例中,本發明的組合物將無或實質上無任何或全部或某些(呈任何組合)上述列出的螯合劑加入至該組合物。
可在該清洗組合物中包括習知量的其它普通已知組分,諸如染料、滅菌劑等等,例如,其量最高總共係該組合物的約5重量%。在其它具體實例中,該組合物將實質上無或無染料及滅菌劑。

方法
在另一個態樣中,有提供一種同時蝕刻在包含矽及矽-鍺之複合式半導體裝置中的矽及矽-鍺之方法,其係藉由讓該複合式半導體裝置與一包含下列、實質上由下列組成或由下列組成的組合物接觸:水、氧化劑、包含胺化合物及多功能性有機酸的緩衝組合物、水溶混性溶劑及氟離子來源。該方法包含一同時蝕刻在包含矽及矽-鍺的複合式半導體裝置上之矽及矽-鍺的步驟,該方法其步驟包括:讓該包含矽及矽-鍺的複合式半導體裝置與一包含下列之水性組合物接觸:水、氧化劑、包含胺化合物及多功能性有機酸的緩衝組合物、水溶混性溶劑及氟離子來源;及在至少部分移除矽及矽-鍺後,清洗該複合式半導體

實施例
用以製備清洗組合物的一般程序
在250毫升燒杯中,藉由塗佈鐵弗龍的1”攪拌棒來混合該等組分以製備本實施例主題之全部組合物。典型來說,加入燒杯的第一材料係去離子(DI)水,接著為其它組分,並無特別順序。
基材之組合物
使用Si或SiGe毯覆晶圓來檢查調配物發展出之蝕刻速率。使用具有Si及SiGe鰭片之經圖形化的晶圓來證實使用本發明的組合物之鰭片修整。
處理條件
於250毫升燒杯中,使用100克的蝕刻組合物與設定在400rpm之½”圓鐵弗龍攪拌棒來進行矽及SiGe的蝕刻測試。在加熱板上(典型為25℃至80℃),將該蝕刻組合物加熱至溫度約45℃。將測試試樣沈浸在該組合物中約20分鐘,同時攪拌。
然後,在DI水槽中或以噴灑來清洗該等斷片3分鐘,隨後使用經過濾的氮進行乾燥。從蝕刻前後之厚度變化及藉由穿透式電子顯微鏡測量來估計該矽及矽-鍺蝕刻速率。
實施例
表1列出所評估的組合物。
參照表2,表1之組合物係在製程溫度25℃及製程時間50秒下使用及實施例2亦在90秒處測試。對實施例1組合物來說,該Si修整厚度係0.9奈米及該SiGe修整係1.2奈米,此提供Si:SiGe之移除速率比率1:1.33。在50秒後,實施例2提供Si修整厚度4.5奈米及SiGe修整1.9奈米,此提供SiGe:Si之移除速率比率1:2.36。實施例3提供Si:SiGe移除速率1:1.11。實施例1及3二者之修整厚度皆大約1奈米。額外地,該組合物係與氧化物及氮化物相容。實施例2在90秒處100%移除Si及SiGe二者。可修改製程時間來改良結果。
比較例:
在250毫升燒杯中,使用100克的比較用組合物與設定在400rpm之½”圓鐵弗龍攪拌棒進行蝕刻測試。在加熱板上將該蝕刻組合物加熱至溫度約45℃。將該測試試樣沈浸在該等組合物中約20分鐘,同時進行攪拌。
然後,在DI水槽中或以噴灑清洗具有交替的Si及SiGe鰭片層之晶圓3分鐘,隨後使用經過濾的氮進行乾燥。從蝕刻前後之厚度變化及藉由橢圓偏振儀光譜(MG-1000,Nano-View Co.,Ltd.,South Korea,我們使用SCI FilmTek SE2000)測量來估計該矽及矽-鍺蝕刻速率。對Si來說,典型的起始層厚度係1000埃,及對SiGe來說係1000埃。
表3顯示出比較例之多晶Si及SiGe選擇性。多晶Si對SiGe之蝕刻比率係大於3.4:1。
前述說明主要意欲用於闡明目的。雖然本發明已顯示及描述出其相關範例性具體實例,應該要由熟習該項技術者了解的是,可在前述之形式及細節中製得多種其它變化、省略及加入而沒有離開本發明之精神及範圍。
Claims (18)
- 一種合適於從微電子裝置同時移除矽及矽-鍺之蝕刻溶液,其包含:水;一氧化劑;一包含一烷醇胺化合物及一多功能性有機酸的緩衝組合物;一水溶混性溶劑;及一氟離子來源。
- 一種合適於從微電子裝置同時移除矽及矽-鍺之蝕刻溶液,其包含:水;一烷醇胺化合物;一氧化劑;一包含銨化合物及多功能性有機酸的緩衝組合物;一水溶混性溶劑;及一氟離子來源。
- 如請求項1或2之蝕刻溶液,其中該氧化劑係選自於由下列所組成之群:過氧化氫、過碘酸、碘酸鉀、過錳酸鉀、過硫酸銨、鉬酸銨、硝酸鐵、硝酸、硝酸鉀、氨及其混合物。
- 如請求項3之蝕刻溶液,其中該氧化劑係過氧化氫。
- 如請求項1或2的蝕刻溶液,其中該烷醇胺化合物係選自於由下列所組成之群:N-甲基乙醇胺(NMEA)、單乙醇胺(MEA)、二乙醇胺、三乙醇胺、三異丙醇胺、2-(2-胺基乙基胺基)乙醇、2-(2-胺基乙氧基)乙醇(AEE)、N-乙基乙醇胺、N,N-二甲基乙醇胺、N,N-二乙基乙醇胺、N-甲基二乙醇胺、N-乙基二乙 醇胺、環己基胺二乙醇、二異丙醇胺、及其混合物。
- 如請求項5之蝕刻溶液,其中該烷醇胺化合物係2-(2-胺基乙氧基)乙醇(AEE)。
- 如請求項1或2的蝕刻溶液,其中該水溶混性溶劑係選自於由下列所組成之群:乙二醇、丙二醇、1,4-丁二醇、三丙二醇甲基醚、丙二醇丙基醚、二甘醇正丁基醚、己基氧基丙基胺、聚(氧基伸乙基)二胺、二甲基亞碸、四氫糠基醇、甘油、及其混合物。
- 如請求項1或2的蝕刻溶液,其中該水溶混性溶劑係丁基雙甘油。
- 如請求項1或2的蝕刻溶液,其中該多功能性有機酸係具有至少三個羧酸基團的多質子酸。
- 如請求項9之蝕刻溶液,其中該烷醇胺化合物係選自於由下列所組成之群:二乙醇胺、二及三異丙醇胺、2-(2-胺基乙基胺基)乙醇、2-(2-胺基乙氧基)乙醇、三乙醇胺、N-乙基乙醇胺、N,N-二甲基乙醇胺、N,N-二乙基乙醇胺、N-甲基二乙醇胺、N-乙基二乙醇胺、環己基胺二乙醇及其混合物。
- 如請求項10之蝕刻溶液,其中該多質子酸係選自於由下列所組成之群:檸檬酸、2-甲基丙烷-1,2,3-三羧酸、苯-1,2,3-三羧酸[半蜜蠟酸]、丙烷-1,2,3-三羧酸[丙三羧酸]、1,順-2,3-丙烯三羧酸[烏頭酸],例如,丁烷-1,2,3,4-四羧酸、環戊烷四-1,2,3,4-羧酸、苯-1,2,4,5-四羧基[苯均四酸]、苯五羧酸、及苯六羧酸[蜜蠟酸]、及其混合物。
- 如請求項1之蝕刻溶液,其中該緩衝組合物進一步包含一選自於由下列所組成之群的銨化合物:氯化銨、硫酸銨、硝酸銨、碳酸銨、次氯酸銨、氯酸銨、過錳酸銨、醋酸銨、二元磷酸銨、檸檬酸二銨、檸檬酸三銨(TAC)、氨基磺酸銨、草酸銨、甲酸銨、酒石酸銨、酒石酸氫銨及羥乙酸銨。
- 如請求項2或12之蝕刻溶液,其中該銨化合物包含檸檬酸三銨(TAC)。
- 一種用以從包含矽及矽-鍺的微電子裝置同時蝕刻矽及矽-鍺之方法,該方法其步驟包括:讓該包含矽及矽-鍺的微電子裝置與如請求項1至13中任一項的蝕刻溶液接觸;及在至少部分移除該矽及矽-鍺後,清洗該微電子裝置,其中該矽相對於矽-鍺的蝕刻比率係約3:1至1:3。
- 如請求項14之方法,更包含乾燥該微電子裝置的步驟。
- 如請求項14或15之方法,其中該矽相對於矽-鍺的蝕刻比率係約2:1至約1:2。
- 如請求項16的方法,其中該矽相對於矽-鍺的蝕刻比率實質上係1:1。
- 如請求項14或15的方法,其中該接觸步驟係在溫度約25℃至約80℃下進行。
