Description
隨著半導體工業中對於較小零件尺寸之持續需求,最近已興起193mm光學微影作為製造具有小於100nm之零件之裝置的技術。使用此較短波長之光需要底部抗反射塗層(BARC)以藉由吸收穿過光阻之光來減少基板上之反射且衰減光阻擺動固化。市售抗反射塗層(ARC)係由有機材料與無機材料組成。通常,顯示良好抗蝕刻性之無機ARC係基於CVD且經受極端形貌之全部整合缺點。該等有機ARC材料係藉由旋塗方法(spin-on process)來塗覆且具有優良之填充及平坦化特性,但遭受對有機光阻之不良蝕刻選擇性。因此,極需提供無機ARC材料與有機ARC材料之組合優勢的材料。

在樹脂中,R為反應性有機官能基或可固化基團。R可例示為(但不限於)烯基,諸如乙烯基及烯丙基;環氧基,諸如縮水甘油氧基丙基及環氧基環己烷基;丙烯酸酯基,諸如甲基丙烯醯氧基丙基、丙烯醯氧基丙基;及其他基團。
R'獨立地為氫基或具有1至4個碳原子之烴基。R'可例示為H、甲基、乙基、丙基、異丙基、丁基及第三丁基。
製造倍半矽氧烷樹脂之典型方法包括適當矽烷之水解及縮合。藉由此方法,殘餘-OH及/或-OR'將有可能因不完全水解或縮合而留在倍半矽氧烷樹脂中。若倍半矽氧烷樹脂中含有-OR'基團之單元總量超過60莫耳%,則可出現樹脂之膠凝及不穩定。通常倍半矽氧烷樹脂含有小於60莫耳%或者小於50莫耳%之含有-OR'基團之單元。
如由使用RI偵測及聚苯乙烯標準物之凝膠滲透層析所測定,倍半矽氧烷樹脂具有在500至400,000範圍內或者在500至100,000範圍內之重量平均分子量(Mw)。
可由此項技術中已知之方法來製造倍半矽氧烷樹脂。舉例而言,可使用如Noll,"Chemistry and Technology of Silicone",Academic Press,1968,第5章,第190-245頁中所述之方法藉由三烷氧基矽烷之混合物的水解及縮合來製造倍半矽氧烷樹脂。或者其可使用如Becker等人之美國專利第6,281285號及Bank等人之美國專利第5,010,159號中所述之方法由三氯矽烷之水解及縮合來製造。
通常在溶劑存在下製造倍半矽氧烷樹脂。可使用不含可參與水解及/或縮合反應之官能基之任何合適有機溶劑或聚矽氧溶劑來製造倍半矽氧烷樹脂。以溶劑與矽烷反應物之總重量計,一般以40重量%至98重量%或者70重量%至90重量%之量使用溶劑。可以雙相或單相系統之形式進行反應。
適用之有機溶劑可例示為(但不限於):飽和脂族化合物,諸如正戊烷、己烷、正庚烷及異辛烷;環脂族化合物,諸如環戊烷及環己烷;芳族化合物,諸如苯、甲苯、二甲苯、均三甲苯;醚,諸如四氫呋喃、二噁烷、乙二醇二乙醚、乙二醇二甲醚;酮,諸如甲基異丁基酮(MIBK)及環己酮;經鹵素取代之烷烴,諸如三氯乙烷;鹵化芳族化合物,諸如溴苯及氯苯;酯,諸如丙二醇單甲醚乙酸酯(PGMEA)、異丁酸異丁酯及丙酸丙酯。適用之聚矽氧溶劑可例示為(但不限於)環狀矽氧烷,諸如八甲基環四矽氧烷及十甲基環五矽氧烷。可使用單一溶劑或可使用溶劑混合物。
可在任何溫度下進行製造倍半矽氧烷樹脂之反應,前提為該溫度並不引起倍半矽氧烷樹脂顯著膠凝或造成倍半矽氧烷樹脂固化。通常在5℃至150℃之範圍內之溫度下進行反應,建議用15℃至100℃。
形成倍半矽氧烷樹脂之時間取決於多種因素,諸如溫度、矽烷反應物之類型及量及催化劑(若存在)之量。反應時間通常為若干分鐘至若干小時。熟習此項技術者應能夠容易地測定完成反應所必需之時間。可用於促進反應之催化劑包括(但不限於):酸,諸如硝酸、硫酸、鹽酸及其他酸;及鹼,諸如氫氧化鉀、氫氧化鈉、氫氧化銫、氫氧化四甲基銨及其他鹼。
在反應完成後,可視情況移除催化劑。移除催化劑之方法為此項技術中所熟知且將包括中和、剝離或水洗或其組合。催化劑可負面影響聚矽氧樹脂(尤其在呈溶液形式時)之存放期,因此建議將其移除。
在製造倍半矽氧烷樹脂之方法中,在反應完成後,可在減壓下自倍半矽氧烷樹脂溶液中移除揮發物。此等揮發物包括醇副產物、過量水、催化劑、鹽酸(氯矽烷途徑)及溶劑。移除揮發物之方法在此項技術中已知且包括(例如)蒸餾。
在製造倍半矽氧烷樹脂之反應後,可進行多個可選步驟以獲得呈所需形式之倍半矽氧烷樹脂。舉例而言,可藉由移除溶劑來回收呈固體形式之倍半矽氧烷樹脂。溶劑移除方法並非關鍵且在此項技術中熟知眾多方法(例如,在加熱及/或真空下蒸餾)。一旦呈固體形式之倍半矽氧烷樹脂經回收,即可視情況將該樹脂再溶解於相同或另一溶劑中以用於特定用途。或者,若最終產物需要不同溶劑(不同於反應中所用之溶劑),則例如可藉由添加第二溶劑且經由蒸餾移除第一溶劑來進行溶劑交換。另外,可藉由移除一些溶劑或添加額外量之溶劑來調節溶劑中之樹脂濃度。

適用之溶劑(ii)包括(但不限於)尤其1-甲氧基-2-丙醇、丙二醇單甲基乙基乙酸酯及環己酮。以ARC組合物之總重量計,ARC組合物通常包含約10重量%至約99.9重量%之溶劑,或者80重量%至95重量%之溶劑。
ARC組合物可包含自由基引發劑或其他添加劑以促進且改良在高溫下或在輻射下樹脂之固化,亦即增加經固化樹脂之交聯密度。合適自由基引發劑包括過氧化物及光引發劑,諸如過氧化苯甲醯、過氧化二異丙苯、偶氮二異丁腈(AIBN)及其他引發劑。以ARC組合物之總重量計,自由基引發劑通常係以至多1000ppm或者10ppm至500ppm之量存在。其他添加劑可包括(但不限於)光酸及熱酸產生劑、光鹼及熱鹼產生劑。
ARC組合物可包含其他添加劑。該等其他添加劑包括(但不限於)在固化過程期間經光化學或經熱產生之路易斯(Lewis)及布朗斯特(Bronsted)酸及鹼,其在此項技術中為已知的。實例包括TAG-2168,其含有來自King Industries(Norwalk,CT)之封端十二烷基苯磺酸;及IRGACURE 379,其為來自Ciba specialty chemicals之封端第三烷基胺。光酸產生劑在此項技術中為已知的且包括磺醯基重氮甲烷酸產生劑、鎓鹽產生劑及肟磺酸酯酸產生劑、鏻鹽產生劑、鋶鹽產生劑、錪鹽產生劑、亞胺基磺酸酯產生劑、肟磺酸酯產生劑、二碸產生劑及磺酸鄰硝基苄酯產生劑。

藉由將倍半矽氧烷樹脂、溶劑及視情況自由基引發劑及/或其他添加劑混合在一起來形成抗反射塗層組合物。通常在其即將使用前將自由基引發劑或其他添加劑添加至塗層組合物中以防止過早固化。
將抗反射塗層組合物塗覆於電子裝置上以製造經塗佈基板。移除溶劑且使倍半矽氧烷樹脂固化以在電子裝置上產生抗反射塗層。
電子裝置通常為半導體裝置,諸如意欲用於製造半導體組件之基於矽之裝置及基於砷化鎵之裝置。通常,裝置包含至少一半導體層及複數個包含各種導電材料、半導體材料或絕緣材料之其他層。
向電子裝置塗覆ARC組合物之特定方法包括(但不限於)旋塗、浸塗、噴塗、流塗、絲網印刷及其他方法。較佳塗覆方法為旋塗。通常,塗佈包括在約2000RPM下旋轉電子裝置且將ARC組合物添加至旋轉電子裝置之表面上。
移除溶劑且使倍半矽氧烷樹脂固化以在電子裝置上形成抗反射塗層。固化一般包含將塗層加熱至足夠溫度歷時足夠持續時間以產生固化。當已發生足夠交聯使得倍半矽氧烷樹脂基本上不可溶於溶劑(倍半矽氧烷樹脂係自其塗覆)中時,發生固化。例如可藉由將經塗佈電子裝置在80℃至450℃下加熱0.1分鐘至60分鐘,或者在150℃至275℃下加熱0.5分鐘至5分鐘,或者在200℃至250℃下加熱0.5分鐘至2分鐘來發生固化。在固化步驟期間可使用任何加熱方法。舉例而言,可將經塗佈電子裝置置於石英管爐、對流烘箱中或使其靜置於熱板上。或者,可在紫外輻射下在諸如光酸產生劑(PAG)或光鹼產生劑之光活性添加劑存在下使抗反射塗層固化。
為保護經塗佈組合物之倍半矽氧烷樹脂在固化期間不與氧或碳反應,可在惰性氣氛下進行固化步驟。此處適用之惰性氣氛包括(但不限於)氮氣及氬氣。"惰性"意謂環境含有小於50ppm且較佳小於10ppm之氧。進行固化及移除步驟之壓力並非關鍵。儘管低於或高於大氣壓亦可操作,但通常在大氣壓下進行固化步驟。
一旦固化,包含抗反射塗層之電子裝置即可用於諸如光微影之進一步基板處理步驟中。當用於光微影中時,在抗反射塗層上方形成抗蝕影像。形成抗蝕影像之方法包含(a)在抗反射塗層上形成抗蝕組合物之膜;(b)將該抗蝕膜對輻射成像曝光以產生曝光膜;及(c)使該曝光膜顯影以產生影像。電子裝置上之抗反射塗層關於對波長為157nm至365nm之紫外輻射或者波長為157nm或193nm之紫外輻射成像曝光之抗蝕組合物尤其有用。一旦在抗蝕膜中產生影像,即在抗反射塗層中蝕刻圖案。可將已知蝕刻材料用於移除抗反射塗層。可使用移除抗蝕膜且留下抗反射塗層之額外步驟來製造具有所需架構之裝置。
ARC塗層組合物可在較低溫度下固化且其產生可藉由剝離溶液移除之塗層。已發現本文中製得之抗反射塗層具有較佳溶劑(例如PGMEA)及TMAH抗性。

在以下實例中,MA表示甲基丙烯醯氧基丙基,Vi表示乙烯基,Ph表示苯基且Me表示甲基。
在氮氣下將PGMEA(300公克)、苯基三甲氧基矽烷(4.96g,0.025莫耳)、3-甲基丙烯醯氧基丙基三甲氧基矽烷(18.63g,0.075mol)、甲基三乙氧基矽烷(13.37g,0.075莫耳)、三乙氧基矽烷(12.32g,0.075莫耳)、乙醇(30g)及DI水(18g,1莫耳)裝入三頸燒瓶中。隨後,將硝酸(70%,0.11g)添加至溶液中。在攪拌同時將混合物在80℃下加熱4h,接著回流4小時,在回流期間移除約120g揮發物。接著將溶液冷卻至室溫,得到10重量%之淺黃色澄清溶液()。經由0.20微米PTFE過濾器來過濾該溶液。GPC結果:Mw=53,500;Mw

將實例3中製得之樹脂之PGMEA溶液(10重量%,10g)與過氧化苯甲醯(0.01g,溶解於2g PGMEA中)混合。將該物質旋塗於4''矽晶圓上,接著使其在250℃下固化1min。根據NE-98,固化後之除濕率(wet removal rate)為100%。
在20℃下在氮氣氛下將120g丙二醇甲醚乙酸酯(PGMEA,120g)、苯基三氯矽烷(5.29g,0.025莫耳)、甲基三氯矽烷(18.69g,0.125mol)、乙烯基三氯矽烷(4.04g,0.025莫耳)及三氯矽烷(10.16g,0.075莫耳)添加至三頸燒瓶中。將PGMEA(350g)及水(12.96g,0.72莫耳)添加至另一燒瓶中且混合;接著經90分鐘將均一水/PGMEA溶液添加至三頸燒瓶中。添加後,使反應燒瓶稠化(body)兩小時。將溶液轉移至1L分液漏斗中,且在未混合之情況下以DI水洗滌兩次(2×100g)(兩次洗滌後pH=1)。水部分在底部且在各次洗滌後排出。接著將溶液轉移至1L梨形燒瓶中。添加約40g EtOH。藉由rot-vap將溶液汽提至10重量%溶液。在經由0.2mm Teflon過濾器過濾後,將所得10% PGMEA溶液裝瓶以便測試。GPC結果(相對於PS):Mw=10,400,Mw/Mn=3.97。樹脂具有(PhSiO3/2

將實例7中製得之樹脂之PGMEA溶液(10重量%,10g)與0.01g TAG-2168(於2g PGMEA中)混合,該TAG-2168於PGMEA中含有封端十二烷基苯磺酸作為熱酸產生劑,其來自King industries(Norwalk,CT 06852)。將該物質旋塗於4"矽晶圓上,接著使其在250℃下固化1min。根據NE-98,固化後之除濕率為100%。
將實例7中製得之樹脂之PGMEA溶液(10重量%,10g)與0.01g IRGACURE 379(於2g PGMEA中)混合,該IRGACURE 379為來自Ciba specialty chemicals之封端第三烷基胺。將該物質旋塗於4''矽晶圓上,接著使其在250℃下固化1min。根據NE-98,固化後之除濕率為100%。
用Karl Suss CT62旋塗機進行於晶圓上之膜塗佈。將樹脂PGMEA溶液首先經由0.2mm TEFLON過濾器來過濾且接著旋塗於標準單面四吋拋光之低電阻晶圓或雙面拋光之FTIR晶圓上(旋轉速度=2000rpm;加速度=5000,時間=20秒)。如表中所示,使用具有氮氣淨化之快速熱處理(RTP)烘箱將膜在一定溫度(200℃-250℃)下固化90秒。使用J. A. Woollam橢偏儀來測定膜厚度、折射率及k值。所記錄厚度值為九次量測之平均值。藉由量測PGMEA沖洗前後之膜厚度變化來測定固化後之PGMEA抗性。用兩種商業濕式剝離溶液NE89及CCl來評估除濕率。使用Zisman方法將使用水及碘化甲烷作為液體之接觸角量測結果用於計算潤濕之臨界表面張力。結果概述於表1、2及3中。
Claims (24)
- 一種倍半矽氧烷樹脂,其具有下式:(PhSiO(3-x)/2 (OR')x )m (HSiO(3-x)/2 (OR')x )n (MeSiO(3-x)/2 (OR')x )o (RSiO(3-x)/2 (OR')x )p 其中Ph為苯基,Me為甲基,R係選自反應性有機官能基或可固化基團,R'為氫基或具有1至4個碳原子之烴基,x具有0、1或2之值;m具有0.01至0.97之值,n具有0.01至0.97之值,o具有0.01至0.97之值,p具有0.01至0.97之值,且m+n+o+p1。
- 如請求項1之倍半矽氧烷樹脂,其中x為0。
- 如請求項1或2之倍半矽氧烷樹脂,其中m具有0.02至0.7之值,n具有0.05至0.9之值,o具有0.05至0.9之值且p具有0.02至0.20之值。
- 如請求項3之倍半矽氧烷樹脂,其中m具有0.10至0.50之值,n具有0.10至0.50之值,o具有0.10至0.60之值且p具有0.05至0.15之值。
- 如請求項1或2之倍半矽氧烷樹脂,其中R為丙烯酸酯基、烯基或環氧基。
- 如請求項5之倍半矽氧烷樹脂,其中該丙烯酸酯基為甲基丙烯醯氧基丙基或丙烯醯氧基丙基。
- 如請求項5之倍半矽氧烷樹脂,其中該烯基為乙烯基。
- 如請求項5之倍半矽氧烷樹脂,其中該環氧基為縮水甘油氧基丙基或環氧基環己烷基。
- 一種組合物,其包含: (i)具有下式之倍半矽氧烷樹脂:(PhSiO(3-x)/2 (OR')x )m (HSiO(3-x)/2 (OR')x )n (MeSiO(3-x)/2 (OR)x )o (RSiO(3-x)/2 (OR')x )p 其中Ph為苯基,Me為甲基,R係選自反應性有機官能基或可固化基團,R'為氫基或烴基,x具有0、1或2之值;m具有0.01至0.97之值,n具有0.01至0.97之值,o具有0.01至0.97之值,p具有0.01至0.97之值,且m+n+o+p1;及(ii)溶劑。
- 如請求項9之組合物,其中x為0。
- 如請求項9或10之組合物,其中該溶劑為1-甲氧基-2-丙醇、乙二醇單甲基乙基乙酸酯或環己酮。
- 如請求項9或10之組合物,其中以該組合物之總重量計,該溶劑係以10重量%至99.9重量%之量存在。
- 如請求項9或10之組合物,其中該組合物另外含有自由基引發劑。
- 如請求項13之組合物,其中該自由基引發劑為過氧化物。
- 如請求項13之組合物,其中以該組合物之總重量計,該自由基引發劑係以10ppm至500ppm之量存在。
- 如請求項9或10之組合物,其中該組合物另外含有選自光酸產生劑、熱酸產生劑、光鹼產生劑或熱鹼產生劑之添加劑。
- 一種於一電子裝置上形成一抗反射塗層之方法,其包含: (A)向一電子裝置上塗覆抗反射塗層組合物,該抗反射塗層組合物包含:(i)具有下式之倍半矽氧烷樹脂:(PhSiO(3-x)/2 (OR')x )m (HSiO(3-x)/2 (OR')x )n (MeSiO(3-x)/2 (OR')x )o (RSiO(3-x)/2 (OR')x )p 其中Ph為苯基,Me為甲基,R係選自反應性有機官能基或可固化基團,R'為氫基或烴基,x具有0、1或2之值;m具有0.01至0.97之值,n具有0.01至0.97之值,o具有0.01至0.97之值,p具有0.05至0.95之值,且m+n+o+p1;及(ii)溶劑,及(B)移除該溶劑且使該倍半矽氧烷樹脂固化以在該電子裝置上形成一抗反射塗層。
- 如請求項17之方法,其中x為0。
- 如請求項17或18之方法,其中該抗反射塗層組合物另外含有自由基引發劑。
- 如請求項17或18之方法,其中該抗反射塗層組合物另外含有選自光酸產生劑、熱酸產生劑、光鹼產生劑或熱鹼產生劑之添加劑。
- 如請求項17或18之方法,其中該抗反射塗層組合物係藉由旋塗塗覆。
- 如請求項17或18之方法,其中該倍半矽氧烷樹脂係藉由加熱固化。
- 如請求項22之方法,其中該倍半矽氧烷樹脂係藉由在80℃至450℃下加熱0.1分鐘至60分鐘來固化。
- 如請求項17或18之方法,其中該倍半矽氧烷樹脂係藉由紫外光固化。
