Claims (18)
- 제 1 전극과,
결정성 실리콘 기판과,
상기 결정성 실리콘 기판에 접하는 투광성 반도체층과,
적어도 하나의 제 2 전극을 가지고,
상기 결정성 실리콘 기판과 상기 투광성 반도체층은 상기 제 1 전극과 상기 제 2 전극 사이에 끼어져 있고,
상기 투광성 반도체층은 유기 화합물 및 무기 화합물을 포함하는, 광전 변환 장치.
- 제 1 항에 있어서,
상기 결정성 실리콘 기판의 도전형은 n형이며, 상기 투광성 반도체층의 도전형은 p형인, 광전 변환 장치.
- 제 1 항에 있어서,
상기 투광성 반도체층 위에 투광성 도전막을 더 포함하는, 광전 변환 장치.
- 제 1 항에 있어서,
상기 무기 화합물은 원소 주기율표의 제 4 족 내지 제 8 족에 속하는 금속의 산화물인, 광전 변환 장치.
- 제 1 항에 있어서,
상기 무기 화합물은 산화바나듐, 산화니오브, 산화탄탈, 산화크롬, 산화몰리브덴, 산화텅스텐, 산화망간, 산화레늄 중 어느 하나인, 광전 변환 장치.
- 제 1 항에 있어서,
상기 유기 화합물은 방향족 아민 화합물, 카르바졸 유도체, 방향족 탄화수소, 고분자 화합물, 디벤조퓨란 골격 혹은 디벤조티오펜 골격을 포함하는 복소환 화합물 중 어느 하나인, 광전 변환 장치.
- 제 1 전극과,
결정성 실리콘 기판과,
상기 결정성 실리콘 기판의 하나의 표면에 접하는 제 1 비정질 실리콘층과,
상기 제 1 비정질 실리콘층에 접하는 투광성 반도체층과,
상기 결정성 실리콘 기판의 다른 하나의 표면에 접하는 제 2 비정질 실리콘층과,
상기 제 2 비정질 실리콘층에 접하는 실리콘 반도체층과,
적어도 하나의 제 2 전극을 가지고,
상기 결정성 실리콘 기판과, 상기 제 1 비정질 실리콘층과, 상기 투광성 반도체층과, 상기 제 2 비정질 실리콘층과, 상기 실리콘 반도체층은 상기 제 1전극과 상기 제 2 전극 사이에 끼어 있고,
상기 투광성 반도체층은 유기 화합물 및 무기 화합물을 포함하는, 광전 변환 장치.
- 제 7 항에 있어서,
상기 결정성 실리콘 기판과 상기 실리콘 반도체층의 도전형은 n형이며, 상기 투광성 반도체층의 도전형은 p형이고, 상기 비정질 실리콘층의 도전형은 i형인, 광전 변환 장치.
- 제 7 항에 있어서,
상기 투광성 반도체층 위에 투광성 도전막을 더 포함하는, 광전 변환 장치.
- 제 7 항에 있어서,
상기 무기 화합물은 원소 주기율표의 제 4 족 내지 제 8 족에 속하는 금속의 산화물인, 광전 변환 장치.
- 제 7 항에 있어서,
상기 무기 화합물은 산화바나듐, 산화니오브, 산화탄탈, 산화크롬, 산화몰리브덴, 산화텅스텐, 산화망간, 산화레늄 중 어느 하나인, 광전 변환 장치.

상기 결정성 실리콘 기판과, 상기 투광성 반도체층과, 상기 비정질 실리콘층과, 상기 실리콘 반도체층은 상기 제 1전극과 상기 제 2 전극 사이에 끼어 있고,
상기 투광성 반도체층은 유기 화합물 및 무기 화합물을 포함하는, 광전 변환 장치.
- 제 13 항에 있어서,
