Abstract
【解決手段】複数の電極パッド1cが形成された主面1aとその反対側の裏面1bとを備えた半導体チップ1と、半導体チップ1が搭載された上面2aとその反対側の下面2bとを備えた4本のリード端子2と、主面4aとその反対側の裏面4bとを備えた封止体4とを有したフリップチップ接続構造の半導体パッケージ6において、封止体4の裏面4bに露出する4本のリード端子2の第1下面2c間の距離を上面2a間の距離より長くすることで、実装基板への半田実装時の半田ブリッジの発生を抑制することができ、半導体パッケージ6の小型化・薄型化を図りつつ、半導体パッケージ6の信頼性の向上を図れる。

Description

主面4aと、この主面4aとは反対側の裏面4bと、を備えた封止体4とを有している。
子2それぞれの第1下面2cが、本実施の形態1の半導体装置の外部端子となっている。

端子2それぞれの第1下面2cが本実施の形態5の半導体装置の外部端子となっている。
実施の形態1〜5まで、エッチングフレームを用いて組み立てられる樹脂封止形の小型の半導体装置について説明してきたが、本実施の形態6では電鋳フレームを用いて組み立てられる半導体装置について説明する。

Claims (10)
- 複数の電極パッドが配置された表面を有する半導体チップと、
上面、前記上面とは反対側の第1下面、およびその厚さ方向において、前記上面と前記第1下面との間に位置し、前記第1下面と同一方向を向いた第2下面、を備えた複数のリード端子と、
上面、前記上面とは反対側の下面、およびその厚さ方向において、前記上面と前記下面との間に位置し、前記上面と前記下面とに連なる複数の側面、を備え、前記半導体チップと前記複数のリード端子のそれぞれの一部を封止する封止体と、を有し、
前記半導体チップの前記複数の電極パッドのそれぞれは、前記複数のリード端子のそれぞれの前記上面と電気的に接続され、
平面視において、前記複数のリード端子のそれぞれの前記第2下面は、前記第1下面の外周に位置し、
前記複数のリード端子のそれぞれの前記第1下面は、前記封止体の前記下面から露出し、
前記複数のリード端子のそれぞれの前記第2下面は、前記封止体内に位置し、
前記封止体の前記複数の側面は、その全面が封止樹脂で構成されている半導体装置。 - 請求項1に記載の半導体装置において、
前記複数のリード端子は、Niを主として構成されている半導体装置。 - 請求項2に記載の半導体装置において、
前記複数のリード端子は、前記Ni上にAgめっき層が形成され、前記上面を構成している半導体装置。 - 請求項3に記載の半導体装置において、
前記半導体チップは、その前記表面と前記複数のリード端子のそれぞれの前記上面とが対向するように配置され、
前記半導体チップの前記複数の電極パッドのそれぞれは、前記複数のリード端子のそれぞれの前記上面とバンプを介して電気的に接続されている半導体装置。 - 請求項4に記載の半導体装置において、
前記バンプはAuバンプである半導体装置。 - 請求項2に記載の半導体装置において、
前記複数のリード端子は、前記Ni上にAuめっき層が形成され、前記第1下面を構成している半導体装置。 - 請求項1に記載の半導体装置において、
前記複数のリード端子の前記上面から前記第2下面までの距離は、前記上面から前記第1下面までの距離よりも短い半導体装置。 - 請求項1に記載の半導体装置において、
前記複数のリード端子のそれぞれの隣り合った前記第1下面間の距離は、隣り合った前記上面間の距離よりも長い半導体装置。 - 請求項1に記載の半導体装置において、
前記複数のリード端子は、前記封止体の前記複数の側面のいずれからも露出していない半導体装置。 - 請求項4に記載の半導体装置において、
前記半導体チップの前記表面と前記複数のリード端子のそれぞれの前記上面との間には、前記封止体の一部が充填されている半導体装置。
