Claims (5)
- 실리카 미립자와 하기 화학식 (1)로 표시된 알콕시실란 및/또는 하기 화학식 (2)로 표시된 할로겐화 실란 또는 이들의 가수분해물과의 반응 생성물을 함유하는 것을 특징으로 하는 유전율이 낮은 실리카계 피막 형성용 도포액.XnSi(OR)4-n(1)XnSiX'4-n(2)(X는 H, F, 탄소수 1~8의 알킬기, 아릴기 또는 비닐기이며; R은 H, 탄소수 1~8의 알킬기, 아릴기 또는 비닐기이고; X'은 할로겐 원자이다. 또한 n은 0~3의 정수이다.)
- 제 1항에 있어서, 실리카 미립자가 상기 화학식 (1)로 표시된 알콕시실란의 1종 또는 2종 이상을 가수분해하여 얻어진 것, 또는 가수분해 후 숙성하여 얻어진 것을 특징으로 하는 유전율이 낮은 실리카계 피막 형성용 도포액.
- 제 2항에 있어서, 상기 가수분해 온도 또는 숙성온도가 180oC 이상인 것을 특징으로 하는 유전율이 낮은 실리카계 피막 형성용 도포액.
- 제 1항 내지 제 3항 중 어느 한 항에 있어서, 실리카계 피막 형성용 도포액 중의 이온 농도가 1mmol/lit.미만인 것을 특징으로 하는 유전율이 낮은 실리카계 피막 형성용 도포액.
- 제 1항 내지 제 4항 중 어느 한 항에 기재된 도포액을 사용하여 형성된 유전율이 낮은 실리카계 피막을 포함하는 것을 특징으로 하는 기재.
