Claims (15)
- (A) 하기 화학식(A)으로 표시되는 오늄염을 포함하는 산발생제, 및
(B) 하기 화학식(B1)으로 표시되는 반복 단위를 포함하는 폴리머를 포함하는 베이스 폴리머를 포함하는 화학 증폭 네거티브형 레지스트 조성물:
식 중, X1 및 X2는 각각 독립적으로 메틸렌, 프로판-2,2-디일 또는 에테르 결합이고,
L은 단결합, 에스테르 결합, 술폰산에스테르 결합, 카보네이트 결합 또는 카바메이트 결합이며,
R1 및 R2는 각각 독립적으로 헤테로 원자를 포함하고 있어도 좋은 C1-C20 1가 탄화수소기이며,
m1 및 m2는 각각 독립적으로 0∼2의 정수이고, m3은 0 또는 1이며, n1은 1≤n1≤5+2m1을 만족하는 정수이며, n2는 0≤n2≤4+2m2를 만족하는 정수이이며, n3은 0≤n3≤8+4m3을 만족하는 정수이며,
A+는 하기 화학식(A-A)으로 표시되는 술포늄 양이온, 하기 화학식(A-B)으로 표시되는 요오도늄 양이온 또는 하기 화학식(A-C)으로 표시되는 암모늄 양이온이다:
식 중, R3A, R3B, R3C, R4A, R4B, R5A, R5B 및 R5C는 각각 독립적으로 헤테로 원자를 포함하고 있어도 좋은 C1-C20 1가 탄화수소기이고, R5D는 수소 또는 헤테로 원자를 포함하고 있어도 좋은 C1-C20 1가 탄화수소기이며, R3A, R3B 및 R3C 중 어느 2개가 또는 R5A, R5B, R5C 및 R5D 중 어느 2개가 상호 결합하여 이들이 결합하는 황 또는 질소 원자와 함께 고리를 형성하여도 좋다.
식 중, RA는 수소, 불소, 메틸 또는 트리플루오로메틸이고,
R11은 각각 독립적으로 할로겐, 임의로 할로겐 치환되는 C2-C8 아실옥시기, 임의로 할로겐 치환되는 C1-C6 알킬기, 또는 임의로 할로겐 치환되는 C1-C6 알콕시기이며,
A1은 단결합 또는 탄소-탄소 결합 사이에 에테르 결합이 개재하고 있어도 좋은 C1-C10 알칸디일기이며,
t1은 0 또는 1이고, x1은 0∼2의 정수이며, a는 0≤a≤5+2x1-b를 만족하는 정수이며, b는 1∼3의 정수이다. - 제1항에 있어서, 상기 폴리머가, 추가로 하기 화학식(B2)으로 표시되는 반복 단위, 하기 화학식(B3)으로 표시되는 반복 단위, 및 하기 화학식(B4)으로 표시되는 반복 단위에서 선택되는 적어도 1종의 반복 단위를 포함하는 화학 증폭 네거티브형 레지스트 조성물:
식 중, RA는 상기 정의된 바와 동일하고,
R12 및 R13은 각각 독립적으로 히드록실, 할로겐, 아세톡시, 임의로 할로겐 치환되는 C1-C8 알킬기, 임의로 할로겐 치환되는 C1-C8 1급 알콕시기, 임의로 할로겐 치환되는 C2-C8 2급 알콕시기, 임의로 할로겐 치환되는 C2-C8 아실옥시기, 또는 임의로 할로겐 치환되는 C2-C8 알킬카르보닐옥시기이며,
R14는 아세틸기, 아세톡시기, C1-C20 알킬기, C1-C20 1급 알콕시기, C2-C20 2급 알콕시기, C2-C20 아실옥시기, C2-C20 알콕시알킬기, C2-C20 알킬티오알킬기, 할로겐, 니트로기 또는 시아노기이며,
A2는 단결합 또는 탄소-탄소 결합 사이에 에테르 결합이 개재하고 있어도 좋은 C1-C10 알칸디일기이며,
c 및 d는 각각 독립적으로, 0∼4의 정수이고, e는 0∼5의 정수이며, x2는 0∼2의 정수이며, t2는 0 또는 1이다. - 제1항에 있어서, 상기 폴리머가, 추가로 하기 화학식(B5)으로 표시되는 반복 단위를 포함하는 화학 증폭 네거티브형 레지스트 조성물:
식 중, RA는 상기 정의된 바와 동일하고,
A3은 단결합 또는 탄소-탄소 결합 사이에 에테르 결합이 개재하고 있어도 좋은 C1-C10 알칸디일기이며,
R15는 각각 독립적으로 할로겐, 임의로 할로겐 치환되는 C2-C8 아실옥시기, 임의로 할로겐 치환되는 C1-C6 알킬기, 또는 임의로 할로겐 치환되는 C1-C6 알콕시기이며,
W1은 수소, 탄소-탄소 결합 사이에 에테르 결합, 카르보닐기 또는 카르보닐옥시기가 개재하고 있어도 좋은 C1-C10 지방족 1가 탄화수소기, 또는 임의로 치환된 1가 방향족기이며,
Rx 및 Ry는 각각 독립적으로 수소, 임의로 히드록실 또는 알콕시로 치환된 C1-C15 알킬기, 또는 임의로 치환된 1가 방향족기이고, 단, Rx 및 Ry 둘 모두는 동시에 수소 원자로 되는 일은 없거나, 또는 Rx 및 Ry는 상호 결합하여 이들이 결합하는 탄소 원자와 함께 고리를 형성하여도 좋고,
x3은 0∼2의 정수이고, t3은 0 또는 1이고, f는 0≤f≤5+2x3-g를 만족하는 정수이고, g는 1∼3의 정수이다. - 제3항에 있어서, 상기 폴리머가, 추가로 하기 화학식(B6) 내지 (B11)으로 표시되는 단위에서 선택되는 적어도 1종의 반복 단위를 포함하는 화학 증폭 네거티브형 레지스트 조성물:
식 중, RA는 상기 정의된 바와 동일하고,
Z1은 각각 독립적으로 단결합, 페닐렌기, -O-Z11-, -C(=O)-O-Z11- 또는 -C(=O)-NH-Z11-이고, Z11은 C1-C6 알칸디일, C2-C6 알켄디일 또는 페닐렌기이고, 이는 카르보닐기, 에스테르 결합, 에테르 결합 또는 히드록실기를 포함하고 있어도 좋고,
Z2는 각각 독립적으로 단결합 또는 -Z21-C(=O)-O-이고, Z21은 헤테로 원자를 포함하고 있어도 좋은 C1-C20 2가 탄화수소기이며,
Z3은 각각 독립적으로 단결합, 메틸렌, 에틸렌, 페닐렌, 불소화페닐렌, -O-Z31-, -C(=O)-O-Z31-, 또는 -C(=O)-NH-Z31-이고, Z31은 C1-C6 알칸디일, C2-C6 알켄디일 또는 페닐렌기이고, 이는 카르보닐기, 에스테르 결합, 에테르 결합 또는 히드록실기를 포함하고 있어도 좋고,
R21∼R33은 각각 독립적으로 헤테로 원자를 포함하고 있어도 좋은 C1-C20 1가 탄화수소기이거나, 또는 R21과 R22는 상호 결합하여 이들이 결합하는 황 원자와 함께 고리를 형성하여도 좋거나, 또는 R23, R24 및 R25 중 어느 2개는 상호 결합하여 이들이 결합하는 황 원자와 함께 고리를 형성하여도 좋고, R26, R27 및 R28 중 어느 2개는 상호 결합하여 이들이 결합하는 황 원자와 함께 고리를 형성하여도 좋고,
M-는 비구핵성 반대 이온이다. - 제3항에 있어서, 상기 폴리머가, 화학식(B1)으로 표시되는 반복 단위 및 화학식(B5)으로 표시되는 반복 단위를 포함하면서 또한 화학식(B6) 내지 (B11)으로 표시되는 반복 단위를 포함하지 않는 화학 증폭 네거티브형 레지스트 조성물.
- 제1항에 있어서, 추가로 (C) 가교제를 포함하는 화학 증폭 네거티브형 레지스트 조성물.
- 제3항에 있어서, 가교제를 포함하지 않는 화학 증폭 네거티브형 레지스트 조성물.
- 제1항에 있어서, 추가로 (D) 하기 화학식(D1)으로 표시되는 반복 단위 및 하기 화학식(D2), (D3), (D4), 및 (D5)으로 표시되는 단위에서 선택되는 적어도 1종의 반복 단위를 포함하는 불소 함유 폴리머를 포함하는 화학 증폭 네거티브형 레지스트 조성물:
식 중, RB는 수소 또는 메틸이고,
RC는 각각 독립적으로 수소, 불소, 메틸 또는 트리플루오로메틸이며,
R51은 수소 또는 탄소-탄소 결합 사이에 헤테로 원자 함유 기가 개재하고 있어도 좋은 직쇄상 또는 분기상의 C1-C5 1가 탄화수소기이며,
R52는 탄소-탄소 결합 사이에 헤테로 원자 함유 기가 개재하고 있어도 좋은 직쇄상 또는 분기상의 C1-C5 1가 탄화수소기이며,
R53a, R53b, R55a 및 R55b는 각각 독립적으로 수소 또는 C1-C10 알킬기이며,
R54, R56, R57 및 R58은 각각 독립적으로 수소, C1-C15 1가 탄화수소기, C1-C15 불소화 1가 탄화수소기, 또는 산불안정기이고, 단, R54, R56, R57 및 R58로 표시되는 1가 탄화수소기 또는 불소화 1가 탄화수소기에서의 탄소-탄소 결합 사이에 에테르 결합 또는 카르보닐기가 개재하고 있어도 좋고,
Y1은 단결합, -C(=O)-O- 또는 -C(=O)-NH-이며,
Y2는 C1-C20 (q+1)가의 탄화수소기 또는 C1-C20 (q+1)가의 불소화 탄화수소기이다.
p1은 1∼3의 정수이고, p2는 0≤p2≤5+2p3-p1을 만족하는 정수이며, p3은 0 또는 1이며, q는 1∼3의 정수이다. - 제1항에 있어서, 추가로, (E) 유기 용제를 포함하는 화학 증폭 네거티브형 레지스트 조성물.
- 제1항에 있어서, 추가로, (F) 켄처를 포함하는 화학 증폭 네거티브형 레지스트 조성물.
- 제1항에 기재한 화학 증폭 네거티브형 레지스트 조성물을 이용하여 기판 상에 레지스트막을 형성하는 단계,
고에너지선을 이용하여 패턴화 방식으로 상기 레지스트막을 노광하는 단계, 및
알칼리 현상액을 이용하여 상기 노광한 레지스트막을 현상하여 레지스트 패턴을 형성하는 단계
를 포함하는 레지스트 패턴 형성 방법. - 제12항에 있어서, 상기 고에너지선이 KrF 엑시머 레이저, EUV 또는 EB인 레지스트 패턴 형성 방법.
- 제12항에 있어서, 상기 기판의 최표면이 크롬을 포함하는 재료로 이루어지는 레지스트 패턴 형성 방법.
- 제12항에 있어서, 상기 기판이 포토마스크 블랭크인 레지스트 패턴 형성 방법.
