Claims (5)
- 장축길이 20㎛ 이하의 판상마이카(mica) 외면에 직경 1㎛ 이하의 세리아가 혼합되거나 수열처리되어 형성된 세리아-판상마이카 복합연마재.
- 제1항에 있어서,상기 판상마이카 100중량부에 대하여 상기 세리아는 5중량부 내지 2,000중량부인 것을 특징으로 하는 세리아-판상마이카 복합연마재.
- 제1항에 있어서,상기 세리아는 세리아 연마재 제조공정에서 제조된 1㎛ 이하의 미립 세리아를 사용하거나, 화학기계적 연마공정(CMP공정)을 통하여 배출되는 세리아를 혼합하여 사용하는 것을 특징으로 하는 세리아-판상마이카 복합연마재.
- 장축길이 20㎛ 이하의 판상마이카와 직경 1㎛ 이하의 세리아를 혼합한 복합슬러리를 15℃ 내지 70℃에서 10분 내지 2시간 교반하고 혼합하는 혼합단계를 포함하는 세리아-판상마이카 복합연마재 제조방법.
- 제4항에 있어서,상기 복합슬러리를 오토클레이브(autoclave)에 넣고 80℃ 내지 200℃ 에서 20분 이상 수열처리하여 상기 판상마이카 외면에 상기 세리아를 코팅하는 수열처리단계를 포함하는 세리아-판상마이카 복합연마재 제조방법.
