状に形成してワイヤをペレットに接合する工程である。

ている。なお、絶縁ワイヤ2の径は30μ程度である。

ームであり、このフレーム8上にペレット9およびリー
ド端子10が形成されている。

より一層の溶解又は蒸発の効果か期待できる。

の状態にできて、例えば半導体製品の品質向上および製
品製造工程での歩留を向上できる。
