Description

【発明の詳細な説明】 本発明は、B 、P 、As、 8b、 8eの水素化
物の吸着剤に関する。
B2H6,PH3,ABH3,SbH3,H2Se な
どの水素化物は、半導体製造用材料ガス、くん族ガスな
どに、多量に使用されているが、微量でも人体に極めて
有害である。したがって、ガス中のこれら水素化物を効
率よく除去する吸着剤の出現が強く望まれている。
ガス中のB、P+As+ Sb+ Seの水素化物を除
去する方法として、酸化性溶液などによる薬液洗浄法あ
るいは塩化第二鉄を主剤とする吸着剤などを用いる吸着
法などが提案されているが、除去効果が悪く、問題であ
る。
本発明者らは、このような実情に鑑み、鋭意検討した結
果、活性炭にヨウ素、ヨウ素化合物、NH4゜Agl 
All ’I’L L Cr+ Mn+ Fen Co
+ Hlt Cutzn、 CtL Pb+ 8n の
硫酸塩、硝酸塩を担持せしめることによって、ガス中の
B+P+As、8b。
Se の水素化物を非常に効率よく除去できることを見
出し、本発明を完成した。
すなわち本発明は、 1、活性炭に■ヨウ素および/またはヨウ素化合物の一
種以上および/lたは■NH4,Ass Al。
Ti、V、Cr+ Mn+ Fen Goo It、C
ut Zn+ CcLpb、 Snの硫酸塩、硝酸塩の
一種以上を担持せしめてなるAll B+ P+ 8b
ま念はBeの水素化物の一種以上を除去するための吸着
剤 2、Ass Bl p+ Sbtたは8eの水素化物の
一種以上を含有する気体を、活性炭に■ヨウ素および/
またはヨウ素化合物の一種以上(以下第一成分というこ
ともある)および/または■NH4+ Ag。
All ’[’L L cr、 Mn+ Fen Go
t ML Cut Zn+C(1+ Pt)+ Snの
硫酸塩、硝酸塩の一種以上(以下第二成分ということも
ある)を担持せしめてなる吸着剤に接触させることを特
徴とする該気体からAss B+ P、 SbまたはB
eの水素化物の一種以上を除去する方法 である。
本発明に用いられる活性炭は、石炭、コークス。
木次、ヤシガラ、樹脂などを原料として公知の方法によ
シ製造されたもので、その比表面積が、200−2.0
0(lr /fのものであればいかなるものでもよく、
その形状は、たとえば球状1円柱状、破砕状、粉末状、
繊維状などガスの処理方法に応じて適当なものが使用さ
れる。
本発明で使用される第一成分の具体例としては、たとえ
ばL1工+ NaI、 KI+ Rb工+ CeI、 
B6エ2゜MgI2+ CeI2.Sr工2+ Ba工
2.NH4I、 T(Iなどのヨウ化物、H工03. 
NH4IO3,Na工03.に工03などのヨウ素酸お
よびその塩、H工04+ 1(H4I04゜Ha工04
. [104などの過ヨウ素酸およびその塩。
工205.工02などの酸化ヨウ素などが挙げられる。
本発明で使用される第二成分の具体例としては、たとえ
ば(NH4)2804. Ag25o4. AI、(8
04)3゜Ti2(304)3 、 VO3O4、Cr
2(804)3 lMnSO4。
Fe3O4+ Fe2(804)3. Co3O4,N
iSO4+ CuSO4゜Zn804. CdSO4,
PbSO4,SnSO4,NH4NO3,AgNO3゜
Al(No3)3.0r(NO3)3. Mn(NO3
)2.Fe(NO3)z+Fe(NO3)3 、 Co
(NO3)2. Ni(NO3)2. Cu([03)
2+Zn(NO3)2. Cd(NO312,Pb(N
O3)2などが挙げられる。
本発明の吸着剤は、活性炭に各成分を担持せしめたもの
であシ、各成分を水(酸またはアルカリ水溶液を含む)
、各種の溶媒(メタノール、エタノールなどのアμコー
μ類、アセトン、メチルエチルケトンなどのケトン類な
ど)に溶解または懸濁させた液を活性炭に含浸または散
布することにより、また必要によりこれを約130℃以
下の温度で乾燥するかまたは130℃以上の温度で焼成
することにより製造することができる。
二成分以上を活性炭に添着する場合には、二成分以上を
同時に担持してもよく、また個別に担持してもよい。こ
の場合、担持せしめる順序はいずれでもよい。
活性炭中の第一成分および第二成分の担持量は、活性炭
1f当勺、いずれも5001g以下(ただし硫酸銀、硝
酸銀は250gIv以下)、好ましくは5〜4QOII
II(ただし硫酸銀、硝酸銀は1〜1501q)である
本発明の吸着剤を用いて、ガス中のB、P。
Ass Sbt Beの水素化物を除去するには、これ
ら水素化物を含有するガスと本発明の吸着剤とを接触さ
せればよい。
接触温度は150°C以下、好ましくは一10〜120
°C1より好ましくは0〜100℃で、接触圧力は10
 atm以下、好ましくは0 、01〜5atmで、接
触時間は25°C,latm換算で1/20−100秒
、好ましくは1710〜50秒である。
また、本吸着剤とB IP + Ass Sbt 8e
の水素化物含有ガスとの接触は、たとえば固定層、移動
層、流動層などを用いて行なうことができる。
以下に実施例を記載して本発明をより具体的に説明する
実施例I BET比表面積11150277 7flの16〜24
meshの活性炭AQに所定量のヨウ素、ヨウ素化合物
および/またはNH4,Ass Al、 Tit L 
Cr+Mn+ Fen Co、 Ni+ zn、 Cd
+ Pb+ Snの硫酸塩。
硝酸塩を溶解または懸濁した水溶液を均一に散布し、1
10℃で乾燥した。
このようにして得られた種々の咬着剤の各15犀/el
、6cII−のガラス製カヲムに充填し、AsH3−1
5ppmまたはPH3−15I)])m含有の30°C
の大気(相対湿度60%)を線流速4 QcM/ So
nで流通し、A s H3またはPH3の破過吸着テス
トをそれぞれ単独で行ない各時間におけるAsH3また
はPH3の除去率を実測し、その結果を第1表に示した

     Cu+ Zn+ Cd+Pb+ Snの硫酸塩、硝酸
    塩の一種以上を担持せしめてなるAs+ B+ P、 
    8bまたは8eの水素化物の一種以上を除去するための
    吸着剤 2、As+ BI PI SbまたはSeの水素化物の
    一種以上を含有する気体を、活性炭に■ヨウ素および/
    またはヨウ素化合物の一種以上および/または(glN
    a4 r Agl All Tit V+ Cr+ M
    n+ Fe2 C0INi+ Cu+ Zn+ Cd+
     lPb+ Snの硫酸塩、硝酸塩の一種以上を担持せ
    しめてなる吸着剤に接触させることを特徴とする該気体
