が集中しやすくなり、ゲート絶縁膜耐圧が低下する問題
を有していた。

ジストを除去した後、該シリコン層表面を酸化すること
によって前記ゲート絶縁層を形成することを特徴とする
半導体装置の製造方法によって解決される。
