Description
原子層堆積(ALD)技法を使用して酸化アルミニウム膜を堆積させた。基板をトリ-第3級ブチルアルミニウム(TTBA)及び/又はその異性体及び水の交互のパルスに曝露させ、それぞれの交互のパルスの間にはパージを行った。自己組織化単分子層(SAM)との反応下で選択性を決定した。
原子層堆積(ALD)技法を使用して酸化アルミニウム膜を堆積させた。基板をトリメチルアルミニウム(TMA)及び水の交互のパルスに曝露させ、それぞれの交互のパルスの間にはパージを行った。自己組織化単分子層(SAM)との反応下で選択性を決定した。
上に誘電体膜及び金属膜を有するパターンニングされたウエハを設けた。パターニングされたウエハを、初めに自己組織化単分子層(SAM)に曝露させて、誘電体膜上にブロッキング層を形成した。続いて、パターニングされたウエハをトリ-tertブチルアルミニウム及び/又はその異性体と水に逐次的に曝露させて、金属膜上に酸化アルミニウム膜を選択的に形成した。金属膜上への酸化アルミニウムの堆積のSEM及びTEMの画像は、酸化アルミニウムが、誘電体膜上ではなく金属膜上に選択的に堆積したことを示す。
上に誘電体膜及び金属膜を有するパターンニングされたウエハを設けた。パターニングされたウエハを、初めに自己組織化単分子層(SAM)に曝露させて、誘電体膜上にブロッキング層を形成した。続いて、パターニングされたウエハをTMAと水に逐次的に曝露させて、金属膜上に酸化アルミニウム膜を選択的に形成した。金属膜上への酸化アルミニウムの堆積のSEM及びTEMの画像は、酸化アルミニウムが、金属膜と誘電体膜両方の上に堆積したことを示す。
Claims (11)
- 膜を堆積させる方法であって、該方法は、
金属層及び誘電体層を有する基板を処理チャンバ中に配置すること;
基板をトリメチルアルミニウム(TMA)の不在下で、95%超のトリ-tert-ブチルアルミニウム(TTBA)と、5%未満のビス(2-メチル-2-プロパニル)-(2-メチル-1-プロパニル)アルミニウム、(2-メチル-2-プロパニル)ビス(2-メチル-1-プロパニル)アルミニウム及びトリス(2-メチル-1-プロパニル)アルミニウムのうち一又は複数とを含有する有機金属前駆体に曝露させて、誘電体層に対して金属層上に選択的に、アルミニウムを含有する金属膜を堆積させること;
処理チャンバから有機金属前駆体をパージすること、
基板を酸化剤に曝露させて金属膜と反応させて、金属層上に酸化アルミニウムを含有する金属酸化物膜を形成すること;及び
処理チャンバから酸化剤をパージすること
を含み、金属酸化物膜が、誘電体層に対して金属層上に5:1以上の比で堆積される、方法。 - 誘電体層が、酸化物、炭素がドープされた酸化物、多孔性二酸化ケイ素(SiO2)、酸化ケイ素(SiO)、窒化ケイ素(SiN)、炭化物、オキシカーバイド、窒化物、酸窒化物、オキシ炭窒化物、炭窒化物、ポリマー、リンケイ酸ガラス、フッ化ケイ酸塩(SiOF)ガラス、又は有機ケイ酸ガラス(SiOCH)のうちの一又は複数を含む、請求項1に記載の方法。
- 誘電体層が金属酸化物膜を実質的に含まない、請求項1に記載の方法。
- 金属層が、コバルト(Co)、タングステン(W)、ルテニウム(Ru)、銅(Cu)、ニッケル(Ni)、マンガン(Mn)、銀(Ag)、金(Au)、白金(Pt)、鉄(Fe)、モリブデン(Mo)又はロジウム(Rh)のうちの一又は複数を含む、請求項1に記載の方法。
- 酸化剤が、水、酸素、tert-ブチル アルコール、3-ブテン-2-オール、2-メチル-3-ブテン-2-オール、2-フェニル-2-プロパノール、又はR-OH(ここでRは、CF3、又はC1-20アルキル、C1-20アリール、C1-20アルケニル若しくはC1-20アルキニルを含む)のうちの一又は複数を含む、請求項1に記載の方法。
- 約0.5から約10nmの厚さを有する金属酸化物膜を設ける方法を繰り返すことをさらに含む、請求項1に記載の方法。
- 処理チャンバから有機金属前駆体をパージすることが、基板の上方にパージガスを流すことを含み、パージガスが、Ar、N2、He、H2、又はH2含有ガスのうちの一又は複数から選択される、請求項1に記載の方法。
- 膜を堆積させる方法であって、
トリメチルアルミニウム(TMA)の不在下で、上に金属層及び誘電体層を有する基板を、95%超のトリ-tert-ブチルアルミニウム(TTBA)と、5%未満のビス(2-メチル-2-プロパニル)-(2-メチル-1-プロパニル)アルミニウム、(2-メチル-2-プロパニル)ビス(2-メチル-1-プロパニル)アルミニウム及びトリス(2-メチル-1-プロパニル)アルミニウムのうち一又は複数とを含有する有機金属前駆体、パージガス、酸化剤、及びパージガスへ逐次的に曝露することを含む処理サイクルにおいて、アルミニウムを含有する金属酸化物膜を選択的に形成すること;及び
処理サイクルを繰り返して金属層上に金属酸化物膜を選択的に形成することであって、金属酸化物膜が約0.5nmから約10nmの厚さを有し、誘電体層が金属酸化物膜を実質的に含まない、金属酸化物膜を選択的に形成すること
を含む、方法。 - 金属層が、コバルト(Co)、タングステン(W)、ルテニウム(Ru)、銅(Cu)、ニッケル(Ni)、マンガン(Mn)、銀(Ag)、金(Au)、白金(Pt)、鉄(Fe)、モリブデン(Mo)又はロジウム(Rh)のうちの一又は複数を含む、請求項8に記載の方法。
- 酸化剤が、酸素、tert-ブチル アルコール、3-ブテン-2-オール、2-メチル-3-ブテン-2-オール、2-フェニル-2-プロパノール、又はR-OH(ここでRは、CF3、又はC1-20アルキル、C1-20アリール、C1-20アルケニル若しくはC1-20アルキニルを含む)のうちの一又は複数を含む、請求項8に記載の方法。
- 薄膜を堆積させる方法であって、
トリメチルアルミニウム(TMA)の不在下で、誘電体層に隣接する金属層を有する基板を、95%超のトリ-tert-ブチルアルミニウム(TTBA)と、5%未満のビス(2-メチル-2-プロパニル)-(2-メチル-1-プロパニル)アルミニウム、(2-メチル-2-プロパニル)ビス(2-メチル-1-プロパニル)アルミニウム及びトリス(2-メチル-1-プロパニル)アルミニウムのうち一又は複数とを含有するアルミニウム前駆体、パージガス、酸化剤、及びパージガスへ逐次的に曝露することを含む処理サイクルにおいて、酸化アルミニウム膜を選択的に形成すること;及び
処理サイクルを繰り返して金属層上に酸化アルミニウム膜を選択的に形成することであって、酸化アルミニウム膜が約2nmから約10nmの厚さを有し、誘電体層が酸化アルミニウムを実質的に含まない、酸化アルミニウム膜を選択的に形成すること
を含む、方法。
