Description
ウエハ載置面を有するセラミックプレートと、
前記セラミックプレートの内部に前記ウエハ載置面と平行に設けられ、一対の主端子の一方から一筆書きの要領で配線されたあと前記一対の主端子の他方に至るコイル状の主抵抗発熱体と、
前記セラミックプレートの内部に設けられ、前記主抵抗発熱体による加熱を補完する二次元形状の副抵抗発熱体と、
を備えたものである。
Claims (7)
- ウエハ載置面を有するセラミックプレートと、
前記セラミックプレートの内部に前記ウエハ載置面と平行に設けられ、一対の主端子の一方から一筆書きの要領で配線されたあと前記一対の主端子の他方に至るコイル状の主抵抗発熱体と、
前記セラミックプレートの内部に設けられ、前記主抵抗発熱体による加熱を補完する二次元形状の副抵抗発熱体と、
を備え、
前記主抵抗発熱体は、前記一対の主端子の一方から複数の折り返し部で折り返されつつ前記一対の主端子の他方に至るように形成されており、
前記副抵抗発熱体は、前記主抵抗発熱体の前記折り返し部同士が向かい合っている部分に設けられている、
セラミックヒータ。 - ウエハ載置面を有するセラミックプレートと、
前記セラミックプレートの内部に前記ウエハ載置面と平行に設けられ、一対の主端子の一方から一筆書きの要領で配線されたあと前記一対の主端子の他方に至るコイル状の主抵抗発熱体と、
前記セラミックプレートの内部に設けられ、前記主抵抗発熱体による加熱を補完する二次元形状の副抵抗発熱体と、
を備え、
前記副抵抗発熱体は、前記主抵抗発熱体と並列回路を形成している、
セラミックヒータ。 - 前記副抵抗発熱体は、前記主抵抗発熱体の配線同士の間隔に設けられている、
請求項1又は2に記載のセラミックヒータ。 - 前記副抵抗発熱体は、一対の副端子の一方から一筆書きの要領で配線されたあと前記一対の副端子の他方に至る、
請求項1~3に記載のセラミックヒータ。 - 前記副抵抗発熱体は、セラミックを含有している、
請求項1~4のいずれか1項に記載のセラミックヒータ。 - ウエハ載置面を有するセラミックプレートと、
前記セラミックプレートの内部に前記ウエハ載置面と平行に設けられ、一対の主端子の一方から一筆書きの要領で配線されたあと前記一対の主端子の他方に至るコイル状の主抵抗発熱体と、
前記セラミックプレートの内部に設けられ、前記主抵抗発熱体による加熱を補完する二次元形状の副抵抗発熱体と、
を備え、
前記副抵抗発熱体は、前記主抵抗発熱体の湾曲部を架橋するように設けられ、
前記湾曲部のコイル巻きピッチは、前記湾曲部の外側のコイル巻きピッチよりも小さい、
セラミックヒータ。 - 前記セラミックプレートは、上下方向に貫通する穴を有しており、
前記副抵抗発熱体は、前記穴の周囲に設けられている、
請求項1~6のいずれか1項に記載のセラミックヒータ。
