Description
まず、図1に示すように、回転ブレード41にて半導体ウェハ4の表面4Fに裏面4Rまで達しない溝4Sを形成する(工程A)。なお、溝4Sの形成時には、半導体ウェハ4は、図示しない支持基材にて支持されてもよい。溝4Sの深さは、半導体ウェハ4の厚さ等に応じて適宜設定可能である。
次に、図2に示すように、溝4Sが形成された半導体ウェハ4の表面4Fに、保護部材42が有する保護用粘着フィルム44を貼り付ける(工程B)。保護部材42は、中央に開口部を有するリング状のフレーム43と、フレーム43の裏面に貼付され、フレーム43の開口部を塞ぐ保護用粘着フィルム44とを有しており、保護用粘着フィルム44は、その粘着力により半導体ウェハ4を支持している。保護用粘着フィルム44としては、従来公知のもの(例えば、特開2005−332873号公報参照)を採用することができる。
次に、溝4S形成時に支持基材を用いた場合は、これを剥離する。その後、図3に示すように、研削砥石45にて裏面研削を行い、裏面4Rから溝4Sを表出させる(工程C)。
次に、ダイシング・ダイボンドフィルム12を準備する。ダイシング・ダイボンドフィルム12は、ダイシングフィルム11上にダイボンドフィルム3が積層された構成を有する(図4参照)。ダイシングフィルム11は基材1上に粘着剤層2を積層して構成されており、ダイボンドフィルム3はその粘着剤層2上に設けられている。
上述の通り、ダイシング・ダイボンドフィルム12は、ダイシングフィルム11上にダイボンドフィルム3が積層された構成を有する。ダイシングフィルム11は基材1上に粘着剤層2を積層して構成されており、ダイボンドフィルム3はその粘着剤層2上に設けられている。
先ず、基材1は、従来公知の製膜方法により製膜することができる。当該製膜方法としては、例えばカレンダー製膜法、有機溶媒中でのキャスティング法、密閉系でのインフレーション押出法、Tダイ押出法、共押出し法、ドライラミネート法等が例示できる。
先ず、ダイシング・ダイボンドフィルム3の形成材料である接着剤組成物溶液を作製する。当該接着剤組成物溶液には、前述の通り、前記接着剤組成物やその他各種の添加剤等が配合されている。
上記ダイシング・ダイボンドフィルム貼付工程の後、図5に示すように、半導体ウェハ4の表面4Fから保護用粘着フィルム44を剥離する(工程E)。剥離は従来公知の剥離装置を用いることができる。
次に、図6に示すように、ダイボンドフィルム3が表出している溝4Sに沿って波長355nmのレーザー50を照射し、ダイボンドフィルム3を切断する(工程E)。その結果、個々に切断されたダイボンドフィルム3付きの半導体チップ5が得られる(図7参照)。本発明で用いられるレーザーは、熱加工プロセスを経由しない非熱的加工である紫外光吸収によるアブレーション加工が可能な、YAGレーザーの第三高調波(355nm)が好適に用いることができる。これにより、レーザー加工時の熱的なダメージを低くすることができる。レーザー照射条件としては、以下の条件の範囲内で適宜調整すればよい。

ポリプロピレンとエチレン−プロピレンラバーとの混合樹脂からなる層(厚み80μm)と、LLDP(直鎖状低密度ポリエチレン)からなる層(厚み20μm)とを積層させたオレフィン系多層フィルム(厚み100μm)を準備した。なお、LLDPからなる層には、貼り合わせ面とは反対側の面に、エンボス処理が施してある。
(実施例1)
下記(a)〜(d)をメチルエチルケトンに溶解させ、濃度23.6重量%の接着剤組成物溶液を得た。
(a)アクリル酸エチル−メチルメタクリレートを主成分とするアクリル酸エステル系ポリマー(根上工業(株)製、商品名;パラクロンW−197CM) 100部
(b)エポキシ樹脂(JER(株)製、エピコート1004) 32部
(c)フェノール樹脂(三井化学(株)製、ミレックスXLC−4L) 34部
(d)球状シリカ(アドマテックス(株)製、SO−25R) 90部
下記(a)〜(d)をメチルエチルケトンに溶解させ、濃度23.6重量%の接着剤組成物溶液を得た。
(a)アクリル酸エチル−メチルメタクリレートを主成分とするアクリル酸エステル系ポリマー(根上工業(株)製、商品名;パラクロンW−197CM) 100部
(b)エポキシ樹脂(JER(株)製、エピコート1004) 12部

(a)アクリル酸エチル−メチルメタクリレートを主成分とするアクリル酸エステル系ポリマー(根上工業(株)製、商品名;パラクロンW−197CM) 100部
(b)エポキシ樹脂1(JER(株)製、エピコート1004) 135部
(c)エポキシ樹脂2(JER(株)製、エピコート827) 144部
(d)フェノール樹脂(三井化学(株)製、ミレックスXLC−4L) 288部
(e)球状シリカ(アドマテックス(株)製、SO−25R) 445部
実施例及び比較例に係る接着フィルムをそれぞれ4層に積層して厚さ100μmとした。これを治具にとりつけ、紫外可視分光光度計UV−2550(SHIMADZU(株)製)を用いて、波長355nmのレーザー光に対する透過率T%及び反射率R%を測定し、以下の式Aにより計算を行った。結果を下記表1に示す。

吸光係数[cm−1]=LN(1/T’)/(接着フィルムの厚み[cm])
実施例及び比較例に係る接着フィルムについて、それぞれ厚さ200μm、長さ25mm(測定長さ)幅10mmの短冊状の測定片となる様に積層、及び、切断した。次に、固定粘弾性測定装置(RSA−III、レオメトリックサイエンティフィック社製)を用いて、−50〜300℃での引張貯蔵弾性率を測定した。測定条件は、周波数1Hz、昇温速度10℃/分とした。その際の50℃、及び、120℃における測定値を表1に示す。
実施例及び比較例に係る接着フィルムについて、レオメーター(HAAKE社製、商品名;RS−1)を用いて、パラレルプレート法により120℃での溶融粘度を測定した。具体的には、120℃になる様に加熱しているプレートに、0.1gの接着フィルムを仕込み、測定を開始した。測定開始から240秒後の値の平均値を溶融粘度とした。尚、プレート間のギャップは0.1mmとした。結果を表1に示す。
<サンプルの作成>
実施例及び比較例の接着フィルムA〜Jを円形に打ち抜いた。打ち抜きは、作成した前記ダイシングフィルムの紫外線が照射された部分よりも広くなるように行なった。次に、打ち抜いた接着フィルムAを、作成した前記ダイシングフィルムの紫外線が照射された部分を覆うように貼り付け、実施例1に係るサンプルAを得た。同様に、打ち抜いた接着フィルムB〜Jを、それぞれ、作成した前記ダイシングフィルムの紫外線が照射された部分を覆うように貼り付け、実施例2に係るサンプルB、実施例3に係るサンプルC、実施例4に係るサンプルD、実施例5に係るサンプルE、実施例6に係るサンプルF、実施例7に係るサンプルG、比較例1に係るサンプルH、比較例2に係るサンプルI、比較例3に係るサンプルJを得た。
ブレードダイシング加工により、半導体ウエハ(厚さ740μm)の表面に深さ100μm、幅30μmの溝を形成した。溝は、得られるチップが縦10mm×横10mmとなるように格子状に形成した。次に、溝が形成された半導体ウェハの表面に、保護用粘着フィルムを貼り付けた。保護用粘着フィルムには、厚さ150μmポリオレフィンシートを用いた。なお、前記保護用粘着フィルムの粘着剤層として、紫外線を照射することにより粘着力が低下するものを用いた。

実施例のサンプルでは、デブリ発生評価、及び、レーザー加工性の評価において、良好な結果を示した。一方、比較例1のサンプルでは、接着フィルムの吸光係数が小さいため、レーザーを吸収できず、アブレーションが適切におこらなかった。また、比較例2のサンプルでは、50℃での引張貯蔵弾性率が低く、また、フィラーが多いため、レーザー加工が適切に行なわれなかった。比較例3のサンプルは、アブレーションはおこったが、溶融粘度が低いため、デブリが多く発生し、チップ間の空隙において再融着した。

Claims (5)
- 半導体ウェハの表面に裏面まで達しない溝を形成する工程Aと、
溝が形成された前記半導体ウェハの表面に保護用粘着フィルムを貼り付ける工程Bと、
前記半導体ウェハの裏面研削を行い、裏面から前記溝を表出させる工程Cと、
前記工程Cの後、前記半導体ウェハの裏面に、接着フィルムを貼り付ける工程Dと、
前記工程Dの後に、前記保護用粘着フィルムを剥離する工程Eと、
前記工程Eの後に、前記接着フィルムが表出している前記溝に沿って波長355nmのレーザーを照射し、前記接着フィルムを切断する工程Fとを具備し、
前記接着フィルムが、(a)波長355nmにおける吸光係数が40cm −1 以上であり、(b)50℃での引張貯蔵弾性率が0.5MPa以上20MPa以下であり、且つ、(c)120℃での引張貯蔵弾性率が0.3MPa以上7MPa以下、又は、120℃での溶融粘度が2000Pa・s以上であり、
前記接着フィルムは、ダイボンドフィルムであり、
前記工程Dは、前記工程Cの後、前記半導体ウェハの裏面に、前記ダイボンドフィルムを貼り付ける工程であることを特徴とする半導体装置の製造方法。 - 前記ダイボンドフィルムは、ダイシングフィルム上に積層されていることを特徴とする請求項1に記載の半導体装置の製造方法。
- 前記接着フィルムは、熱硬化性樹脂としてのエポキシ樹脂及びフェノール樹脂と、熱可塑性樹脂としてのアクリル樹脂と、フィラーとを含み、
エポキシ樹脂、フェノール樹脂及びアクリル樹脂の合計重量をA重量部とし、フィラーの重量をB重量部としたときのB/(A+B)が、0以上0.7以下である請求項1又は2に記載の半導体装置の製造方法。 - 請求項1又は2に記載の半導体装置の製造方法に使用される接着フィルムであって、
(a)波長355nmにおける吸光係数が40cm−1以上であり、
(b)50℃での引張貯蔵弾性率が0.5MPa以上20MPa以下であり、且つ、
(c)120℃での引張貯蔵弾性率が0.3MPa以上7MPa以下、又は、120℃での溶融粘度が2000Pa・s以上
であることを特徴とする接着フィルム。 - 熱硬化性樹脂としてのエポキシ樹脂及びフェノール樹脂と、熱可塑性樹脂としてのアクリル樹脂と、フィラーとを含み、
エポキシ樹脂、フェノール樹脂及びアクリル樹脂の合計重量をA重量部とし、フィラーの重量をB重量部としたときのB/(A+B)が、0以上0.7以下である請求項4に記載の接着フィルム。
