Description
Claims (6)
- シリコン基板の受光面とは反対側の面である裏面に第1導電型半導体領域及び第2導電型半導体領域が形成され、前記第1導電型半導体領域及び前記第2導電型半導体領域には、それぞれ第1導電型用電極、第2導電型用電極が形成された裏面電極型太陽電池において、
前記第1導電型半導体領域の周囲には、前記第2導電型半導体領域が形成され、前記第2導電型半導体領域の周囲には外周縁半導体領域が形成されており、前記外周縁半導体領域は、前記第1導電型半導体領域と同じ導電型で、且つ前記第1導電型用電極及び前記第2導電型用電極に接触していない裏面電極型太陽電池。 - 前記第1導電型半導体領域及び前記第2導電型半導体領域のうち、前記シリコン基板の導電型とは異なる導電型の半導体領域の合計面積が広い請求項1に記載の裏面電極型太陽電池。
- 前記第1導電型用電極及び前記第2導電型用電極のうち、最も外側の電極は全て同じ導電型用の電極である請求項1または2に記載の裏面電極型太陽電池。
- 前記第1導電型用電極及び前記第2導電型用電極のうち、最も外側の電極は、前記外周縁半導体領域とは異なる導電型用の電極である請求項1〜3のいずれかに記載の裏面電極型太陽電池。
- 前記シリコン基板の受光面側に前記シリコン基板と同じ導電型である受光面拡散層が形成されている請求項1〜4のいずれかに記載の裏面電極型太陽電池。
- 前記受光面拡散層の受光面上に受光面パッシベーション膜が形成され、
前記受光面パッシベーション膜の受光面上に前記シリコン基板と同じ導電型の不純物を含む酸化チタンである反射防止膜が形成されている請求項5に記載の裏面電極型太陽電池。
