Description
銅張積層板(松下電工製ガラスエポキシマルチR−1766、銅箔厚み:35μm)に17μmの電解銅めっき層を形成した基板を、100mm×100mmに切断した。これを10質量%硫酸に30秒間浸漬して銅めっき層の表面を清浄化し、水洗、乾燥したものを試験基板とした。この試験基板をメック社製置換スズめっき液T−9900中で浸漬揺動処理し(30℃、30秒間)、その後水洗して、電解銅めっき層の表面にスズめっき処理層を形成した。その後、すぐに、0.67質量%硝酸水溶液中でスズめっき処理層の浸漬揺動処理(30℃、20秒間)を行い、スズめっき処理層の表層部分を除去した後、水洗、乾燥を行い、銅−スズ合金層を形成した。この時の銅−スズ合金層のスズ含有量を以下の方法で測定した。
スズ含有量(g/m2)=スズ濃度(ppm)×溶解液の量(g)/試験基板の面積(m2)
上記実施例1と同様の試験基板に同様の方法でスズめっき処理層を形成し、すぐに30℃の湯に基板を浸漬して1分間放置した。その後、すぐに、0.67質量%硝酸水溶液中でスズめっき処理層の浸漬揺動処理(30℃、20秒間)を行い、スズめっき処理層の表層部分を除去した後、水洗、乾燥を行い、銅−スズ合金層を形成した。そして、上記実施例1と同様の方法で各項目について評価した。
上記実施例2の湯の温度及び浸漬時間を、表1の各温度及び時間にして処理したこと以外は、実施例2と同様に処理したものを実施例3〜11とし、上記実施例1と同様の方法で各項目について評価した。
上記実施例1の硝酸水溶液の濃度を、表1の各濃度にして処理したこと以外は、実施例1と同様に処理したものを実施例12〜14とし、上記実施例1と同様の方法で各項目について評価した。
上記実施例1と同様の試験基板に同様の方法でスズめっき処理層を形成し、表層の除去を行わなかったものを比較例1とし、スズめっき処理層の形成後、直ちに上記実施例1と同様の方法で各項目について評価した。
上記実施例2の湯の温度及び浸漬時間を、表1の各温度及び時間にして処理したこと以外は、実施例2と同様に処理したものを比較例2〜4とし、上記実施例1と同様の方法で各項目について評価した。
上記実施例1と同様の試験基板にスズめっき処理層を形成しなかったものを比較例5とし、上記実施例1と同様の方法で各項目について評価した。
上記実施例1と同様の方法で形成した銅−スズ合金層について、形成直後、120℃で30分間加熱した直後、及び170℃で60分間加熱した直後に、表層からXPSによる深さ方向組成分析を行い(Arスパッタリング時間で200秒まで)、それぞれの銅−スズ合金層の厚みを上記と同様に測定した。その結果、形成直後は0.005μmであり、120℃(30分間)及び170℃(60分間)で加熱した直後は、いずれも0.006μmであった。また、このときのスパッタリング時間に対するスズの含有率を図2に示した。さらに、上記比較例1と同様の方法で形成したスズめっき処理層について、同様に合金層厚みを測定したところ、形成直後、120℃(30分間)で加熱した直後、及び170℃(60分間)で加熱した直後のそれぞれの厚みは、0.032μm、0.048μm及び640μmであった。また、このときのスパッタリング時間に対するスズの含有率を図3に示した。これらの結果の比較から、本発明によれば、時間経過による銅−スズ合金層の厚膜化を防止できることが分かった。

Claims (16)
- 樹脂層に接着させる導電層において、
銅層と、この銅層上に積層された銅−スズ合金層とを含み、
前記銅−スズ合金層は、厚みが0.001〜0.020μmであることを特徴とする導電層。 - 前記銅−スズ合金層に含まれるスズの80原子%が、前記銅−スズ合金層の表面から0.001〜0.010μmの深さの範囲に存在する請求項1に記載の導電層。
- 前記銅−スズ合金層に含まれるスズの含有量が、0.05g/m2以下である請求項1又は2に記載の導電層。
- 前記銅−スズ合金層の最表層におけるスズ/銅の比率が、原子%で30/70〜90/10の範囲である請求項1〜3のいずれか1項に記載の導電層。
- 樹脂層と、この樹脂層に接着された導電層とを含む積層体において、
前記導電層は、請求項1〜4のいずれか1項に記載の導電層であり、
前記導電層の前記銅−スズ合金層と前記樹脂層とが接着されていることを特徴とする積層体。 - 樹脂層に接着させる導電層の製造方法において、
銅層の表面にスズめっき液を接触させて、当該表面にスズめっき処理層を形成するめっき処理工程と、
前記スズめっき処理層の表面にスズ剥離液を接触させることにより、厚み0.001〜0.020μmの銅−スズ合金層を残して前記スズめっき処理層の一部を除去する除去工程とを含むことを特徴とする導電層の製造方法。 - 前記銅−スズ合金層に含まれるスズの80原子%が、前記銅−スズ合金層の表面から0.001〜0.010μmの深さの範囲に存在する請求項6に記載の導電層の製造方法。
- 前記銅−スズ合金層に含まれるスズの含有量が、0.05g/m2以下である請求項6又は7に記載の導電層の製造方法。
- 前記銅−スズ合金層の最表層におけるスズ/銅の比率が、原子%で30/70〜90/10の範囲である請求項6〜8のいずれか1項に記載の導電層の製造方法。
- 前記めっき処理工程後、1時間以内に前記除去工程を行う請求項6〜9のいずれか1項に記載の導電層の製造方法。
- 前記めっき処理工程後から前記除去工程を行うまでの間、前記スズめっき処理層を80℃以下の雰囲気温度で保持する請求項6〜10のいずれか1項に記載の導電層の製造方法。
- 前記スズ剥離液が、酸性溶液である請求項6〜11のいずれか1項に記載の導電層の製造方法。
- 前記酸性溶液の酸濃度が、0.1〜10質量%である請求項12に記載の導電層の製造方法。
- 前記酸性溶液が、硝酸水溶液である請求項12又は13に記載の導電層の製造方法。
- 前記除去工程において、前記スズめっき処理層の表面と前記スズ剥離液との接触時間が、5〜120秒である請求項6〜14のいずれか1項に記載の導電層の製造方法。
- 樹脂層と、この樹脂層に接着された導電層とを含む積層体の製造方法において、
請求項6〜15のいずれか1項に記載の製造方法により前記導電層を製造する工程と、
前記導電層の前記銅−スズ合金層と前記樹脂層とを接着する工程とを含むことを特徴とする積層体の製造方法。
