Abstract
Description
CuInS2ナノ粒子を、米国特許出願第14/195,651号(2014年、3月3日に出願されており、当該出願の内容は、引用を以て明細書の一部となる)に記載されたように調製し、1−オクタンチオールでキャッピングし、トルエンに溶解して1.20mM溶液を作った。1−オクタンチオールでキャッピングされたCuInSe2ナノ粒子を、米国特許出願公開第2009/0139574号(当該公開の内容は、引用を以て明細書の一部となる)に記載されたように調製し、トルエンに溶解して1.25mM溶液を作った。SbCl3をトルエンに溶解して122μM溶液を作った。それら3つのトルエン溶液を1:1:1の比で混合し、インクを作った。Cuのモル数に対して、Sb濃度は0.5mol%であった。オレイン酸を混合して、インクのコーティング特性を改善した。
1−オクタンチオールでキャッピングされたCuInS2ナノ粒子をトルエンに溶解して溶液を作った。SbCl3をトルエンに溶解して溶液を作った。それら2つのトルエン溶液を混合し、インクを作った。Cuのモル数に対して、Sb濃度は0.5mol%であった。
1−オクタンチオールでキャッピングされたCuInS2ナノ粒子をトルエンに溶解して溶液を作った。SbCl3をトルエンに溶解して溶液を作った。それら2つのトルエン溶液を混合し、インクを作った。Cuのモル数に対して、Sb濃度は0.2mol%であった。3000rpmの回転速度で、100mg/mLの濃度でスピンコーティングすることで、MoコーティングされたSLG基板にCuInS2の層を堆積させた。5分間、415℃で膜をアニールすることでリガンドを除去し、約50nmの層厚を得た。
1−オクタンセレノールでキャッピングされたCuIn0.9Ga0.4Se2ナノ粒子をトルエンに溶解して溶液を作った。SbCl3をトルエンに溶解して溶液を作った。それら2つのトルエン溶液を混合し、インクを作った。Cuのモル数に対して、Sb濃度は0.24mol%であった。
1−オクタンチオールでキャッピングされたインジウム不足(Indium-deficient)CuIn0.79S2ナノ粒子をトルエンに溶解して溶液を作った。GaCl3をナノ粒子溶液に加えて溶解させて、約0.8:0.2のIn:Ga比を目標にしてインクを作った。
1−オクタンチオールでキャッピングされたCu不足CuIn1.1S2ナノ粒子をトルエンに溶解して溶液を作った。GaCl3をナノ粒子溶液と混合してインクを作った。Cuのモル数に対して、Ga濃度は10mol%であった。
1−オクタンチオールでキャッピングされたIn不足CuIn0.74S2ナノ粒子をトルエンに溶解して溶液を作った。GaCl3及びSbCl3をナノ粒子溶液に加えて溶解させて、約1:0.74:0.26:0.005のCu:In:Ga:Sb比を目標にしてインクを作った。
Claims (21)
- 溶媒と、
式CuwInxGa1−xSeyS2−y(0.1≦w≦2、0≦x≦1、及び0≦y≦2)を有するナノ粒子の集まりと、
無機塩と、
を含む組成物。 - ナノ粒子の直径は、約2乃至約10nmである、請求項1に記載の組成物。
- ナノ粒子は、ナノ粒子の表面に吸着するキャッピング剤を含んでおり、キャッピング剤は、チオール又はセレノールである、請求項1に記載の組成物。
- 無機塩は、Cu、In、Ga、S及びSeの1又は複数を含んでいる、請求項1に記載の組成物。
- 無機塩は、Na又はSbを含んでいる、請求項1に記載の組成物。
- 無機塩は、ナノ粒子のモル数に対して約0.01乃至10mol%の濃度で存在している、請求項1に記載の組成物。
- 発泡防止剤、増粘剤、分散剤、界面活性剤又は粘度調整剤の1又は複数を更に含んでいる、請求項1に記載の組成物。
- オレイン酸を更に含んでいる、請求項1に記載の組成物。
- 半導体層を形成する方法において、
溶媒と、式CuwInxGa1−xSeyS2−y(0.1≦w≦2、0≦x≦1、及び0≦y≦2)を有するナノ粒子の集まりと、無機塩とを含むインクを準備する工程と、
基板に膜を形成するために基板にインクを付着させる工程と、
膜をアニールして半導体層を形成する工程と、
を含む方法。 - ナノ粒子の直径は、約2乃至約10nmである、請求項9に記載の方法。
- 無機塩は、Cu、In、Ga、S及びSeの1又は複数を含んでいる、請求項9に記載の方法。
- 無機塩は、Na又はSbを含んでいる、請求項9に記載の方法。
- 無機塩は、ナノ粒子のモル数に対して約0.05乃至10mol%の濃度で存在している、請求項9に記載の方法。
- インクを基板に付着させる工程は、スピンコーティング法、スリットコーティング法、ドクターブレード法又はインクジェットプリント法である、請求項9に記載の方法。
- アニールする工程は、約250乃至約300℃の温度で基板と膜を加熱する工程を含む、請求項9に記載の方法。
- アニールする工程は、第1温度で第1時間、基板と膜を加熱し、第2温度で第2時間、基板と膜を加熱する工程を含む、請求項9に記載の方法。
- ナノ粒子はSを含んでおり、アニールする工程は、Seの存在下で基板及び膜を加熱する工程を含んでいる、請求項9に記載の方法。
- 基板は、酸化インジウムスズ(ITO)、モリブデンコーティングされたベアガラス、又は、モリブデンコーティングされたソーダライムガラス(SLG)である、請求項9に記載の方法。
- PV吸収層を形成する方法において、
溶媒と、式CuwInxGa1−xSeyS2−y(0.1≦w≦2、0≦x≦1、及び0≦y≦2)を有する第1ナノ粒子の集まりと、無機塩とを含む第1インク組成物を準備する工程と、
基板に第1インク組成物の膜を形成する工程と、
第1インク組成物の膜をアニールする工程と、
溶媒と、式CuwInxGa1−xSeyS2−y(0.1≦w≦2、0≦x≦1、及び0≦y≦2)を有する第2ナノ粒子の集まりとを含む第2インク組成物を準備する工程と、
基板に第2インク組成物の膜を形成する工程と、
第1インク組成物の膜をアニールする工程と、
を含む方法。 - 第1ナノ粒子と第2ナノ粒子は同じである、請求項19に記載の方法。
- 第2インク組成物は、無機塩を更に含む、請求項19に記載の方法。
