Abstract
Description
すなわち、特許文献1に開示されている基板保持装置は、ウェハの周縁部をウェハの円周方向に間隔をおいて配置された4個のチャックで保持しつつウェハを高速で回転させるように構成しているため、直径が450mmの大口径ウェハの場合には、相隣接するチャック間の距離が大きくなってしまい、ウェハの自重によるたわみ量が増加するという問題がある。
また、ウェハをスピン乾燥させるために高速回転させると、ウェハの回転速度が、ウェハの周辺を等間隔に4点で支持した場合のウェハの固有振動数に近づき、ウェハの振動が大きくなるという問題がある。
本発明によれば、基板を下から支えるサポートピンを設置しているため、基板の直径が大きくなっても基板の自重によるたわみ量を最小限とすることができる。また、複数のチャックにより基板の周縁部が保持された状態にある基板の固有振動数を、少なくとも1つのサポートピンによって基板の下面を支持させることにより変えることができる。
本発明の好ましい態様は、前記複数のチャックは、前記基台の中心を中心とする円の円周方向に間隔をおいて配置され、前記複数のサポートピンの各々は、相隣接する2つのチャックの間に配置されていることを特徴とする。
本発明によれば、サポートピンの上端部が半球面の形状であるため、サポートピンの半球面は、その頂点が基板の下面に点接触で基板を支持することができる。
本発明の好ましい態様は、前記複数のチャックにより基板の周縁部が保持された状態にある基板の固有振動数を、前記少なくとも1つのサポートピンによって基板の下面を支持させることにより変えるようにしたことを特徴とする。

図1および図2に示すように、基板保持装置は、4つのアーム1aを有する基台1と、各アーム1aの先端に支持された4つの支柱2と、これら支柱2の上端にそれぞれ設けられた4つのチャック3とを備えている。各支柱2は基台1に対して相対的に上下動可能であり、かつ各支柱2はその軸心まわりに回転可能に構成されている。支柱2は、基板の一例であるウェハWの周縁部を把持するチャック3を有している。支柱2およびチャック3は、基台1の中心を中心とする円の円周上に等間隔で配置されている。すなわち、支柱2およびチャック3はウェハWの周縁部に沿って等間隔で配置されている。
図4および図5に示すように、基板保持装置には、相隣接するチャック3,3間にウェハWを下から支えるサポートピン4が設置されている。すなわち、4つのチャック3の間には、垂直方向に延びる4つのサポートピン4が基台1の中心を中心とする円の円周上に間隔をおいて設置されている。4つのサポートピン4は、4つのチャック3が位置する円周上よりやや半径方向内側の円周上に位置している。
また、ウェハの周辺を等間隔に4点で支持することに加えて、ウェハWの外周部の下面をサポートピン4で支持するようにしたため、ウェハの固有振動数を変えることができる。したがって、ウェハWをスピン乾燥させるために、例えば、1500〜3000min−1の速度で高速回転させた場合でも、ウェハの回転速度がウェハの固有振動数に近づかないようにすることができ、ウェハの振動を抑制することができる。

- 基板の周縁部を保持しつつ基板を回転させる基板保持装置であって、
基台に支持され、該基台に対して上下方向に相対移動可能な複数の支柱と、
前記複数の支柱にそれぞれ設けられ、基板の周縁部を保持する複数のチャックと、
前記複数のチャックにより保持された基板の下面を支持する少なくとも1つのサポートピンとを備えたことを特徴とする基板保持装置。 - 前記少なくとも1つのサポートピンは、前記基台の中心を中心とする円の円周方向に間隔をおいて設けられた複数のサポートピンからなることを特徴とする請求項1に記載の基板保持装置。
- 前記複数のチャックは、前記基台の中心を中心とする円の円周方向に間隔をおいて配置され、前記複数のサポートピンの各々は、相隣接する2つのチャックの間に配置されていることを特徴とする請求項1または2に記載の基板保持装置。
- 前記サポートピンの上端部は、半球面の形状をなすことを特徴とする請求項1乃至3のいずれか一項に記載の基板保持装置。
- 前記サポートピンは前記基台に固定されていることを特徴とする請求項1乃至4のいずれか一項に記載の基板保持装置。
- 前記複数のチャックにより基板の周縁部が保持された状態にある基板の固有振動数を、前記少なくとも1つのサポートピンによって基板の下面を支持させることにより変えるようにしたことを特徴とする請求項1乃至5のいずれか一項に記載の基板保持装置。
