Abstract
【解決手段】LaNiO3前駆体と、カルボン酸、アルコール、エステル、ケトン類、エーテル類、シクロアルカン類、芳香族系及びテトラヒドロフランからなる群より選ばれた1種又は2種以上の第一の有機溶媒と、β−ジケトン、β−ケトン類、β−ケトエステル類、オキシ酸類、ジオール、トリオール、カルボン酸、アルカノールアミン及び多価アミンからなる群より選ばれた1種又は2種以上の安定化剤と、沸点が150〜300℃でありかつ表面張力が20〜50dyn/cmを有する第二の有機溶媒とを含み、組成物100質量%中のLaNiO3前駆体の割合が酸化物換算で1〜20質量%であり、安定化剤の割合が組成物中のLaNiO3前駆体の合計量1モルに対して0を超え10モル以下であり、組成物100質量%中の第二の有機溶媒の割合が5〜20質量%である。

Description
焼成は、仮焼後の塗膜を結晶化温度以上の温度で焼成して結晶化させるための工程であり、これによりLaNiO3薄膜が得られる。この結晶化工程の焼成雰囲気はO2、N2、Ar、N2O又はH2等或いはこれらの混合ガス等が好適である。焼成は、好ましくは450〜900℃で1〜60分間保持することにより行われる。焼成は、急速加熱処理(RTA処理)で行っても良い。室温から上記焼成温度までの昇温速度は10〜100℃/秒とすることが好ましい。
以上の工程により、LaNiO3薄膜が得られる。このように形成されたLaNiO3薄膜は、表面抵抗率が低く、導電性等に優れ、また透光性を有するため、強誘電体メモリ用コンデンサの電極膜や圧電素子等の電極膜、更には焦電型赤外線検出素子の電極膜等に用いることができる。更に、LaNiO3薄膜は(100)面に自己配向性を有するため、薄膜キャパシタ等において誘電体層の結晶配向性を(100)面に優先配向させるための結晶配向性制御層として好適に用いることができる。また、特に圧電素子の場合、圧電特性を向上させることができる。
先ず、LaNiO3前駆体として酢酸ニッケル四水和物(Ni源)とオクチル酸ランタン(La源)を用意し、これらをLaとNiの金属原子比が1:1となるように秤量した。また、安定化剤として、上記前駆体の合計量1モルに対して5モルとなる量のジエタノールアミンを用意した。
第二の有機溶媒としてN,N−ジメチルホルムアミドの代わりに、沸点及び表面張力が異なる以下の表1に示す溶媒を使用したこと以外は、実施例1−1と同様にして組成物を調製し、LaNiO3薄膜を形成した。
塗膜の形成から仮焼までの工程を5回繰り返し行った後、焼成を1回行うことにより所望の総厚に形成したこと以外は、実施例1−4と同様にして組成物を調製し、LaNiO3薄膜を形成した。
以下の表1に示すように、各成分の割合を調整して組成物中の酸化物換算での前駆体濃度を変更したこと以外は、実施例1−4と同様にして組成物を調製し、LaNiO3薄膜を形成した。
以下の表1に示すように、安定化剤の前駆体1モルに対する割合を変更したこと以外は、実施例1−4と同様にして組成物を調製し、LaNiO3薄膜を形成した。なお、比較例3−1では、安定化剤の前駆体1モルに対する割合を0モル、即ち安定化剤を添加せずに組成物を調製した。
以下の表1に示すように、第二の有機溶媒である4−ブチロラクトンの組成物100質量%中に占める割合を変更したこと以外は、実施例1−4と同様にして組成物を調製し、LaNiO3薄膜を形成した。なお、比較例4−1では、第二の有機溶媒の組成物100質量%中に占める割合を0質量%、即ち第二の有機溶媒を添加せずに組成物を調製した。
実施例1−1〜実施例4−3及び比較例1−1〜比較例4−3で得られたLaNiO3薄膜の膜厚及びボイドの個数を評価した。それらの結果を以下の表1に示す。
Claims (7)
- LaNiO3薄膜を形成するための組成物において、
前記組成物がLaNiO3前駆体と、カルボン酸、アルコール、エステル、ケトン類、エーテル類、シクロアルカン類、芳香族系及びテトラヒドロフランからなる群より選ばれた1種又は2種以上の第一の有機溶媒と、β−ジケトン、β−ケトン類、β−ケトエステル類、オキシ酸類、ジオール、トリオール、カルボン酸、アルカノールアミン及び多価アミンからなる群より選ばれた1種又は2種以上の安定化剤と、沸点が150〜300℃であり、かつ表面張力が20〜50dyn/cmを有する第二の有機溶媒とを含み、
前記組成物100質量%中の前記LaNiO3前駆体の割合が酸化物換算で1〜20質量%であり、
前記安定化剤の割合が前記組成物中のLaNiO3前駆体の合計量1モルに対して0を超え10モル以下であり、
前記組成物100質量%中の前記第二の有機溶媒の割合が5〜20質量%である
ことを特徴とするLaNiO3薄膜形成用組成物。 - 前記LaNiO3前駆体が金属カルボン酸塩、金属硝酸塩、金属アルコキシド、金属ジオール錯体、金属トリオール錯体、金属β−ジケトネート錯体、金属β−ジケトエステル錯体、金属β−イミノケト錯体又は金属アミノ錯体である請求項1記載のLaNiO3薄膜形成用組成物。
- 前記LaNiO3前駆体のうち、La源となるLaNiO3前駆体又はNi源となるLaNiO3前駆体の少なくとも一方が酢酸塩、硝酸塩又はオクチル酸塩である請求項2記載のLaNiO3薄膜形成用組成物。
- 前記第二の有機溶媒がN,N−ジメチルホルムアミド、N,N−ジメチルアセトアミド、N−メチルホルムアミド、4−ブチロラクトン、N−メチルピロリドン、プロピレンカーボネートの少なくとも1種である請求項1ないし3いずれか1項に記載のLaNiO3薄膜形成用組成物。
- 請求項1ないし4いずれか1項に記載のLaNiO3薄膜形成用組成物を用いたLaNiO3薄膜の形成方法。
- 請求項1ないし4いずれか1項に記載のLaNiO3薄膜形成用組成物を耐熱性基板に塗布して塗膜を形成し、前記塗膜を有する基板を大気圧の酸化雰囲気又は含水蒸気雰囲気中で仮焼した後、或いは所望の厚さになるまで前記塗膜の形成から仮焼までを2回以上繰り返した後、結晶化温度以上の温度で焼成するLaNiO3薄膜の形成方法。
- 請求項5又は6記載の方法により形成されたLaNiO3薄膜を有する薄膜コンデンサ、キャパシタ、IPD、DRAMメモリ用コンデンサ、積層コンデンサ、強誘電体メモリ用コンデンサ、焦電型赤外線検出素子、圧電素子、電気光学素子、アクチュエータ、共振子、超音波モータ、電気スイッチ、光学スイッチ又はLCノイズフィルタ素子の複合電子部品の各電極、並びに前記複合電子部品に用いられる誘電体層の結晶配向性制御層を製造する方法。
