Abstract
1,275343 Semi-conductor devices FERRANTI Ltd 19 April 1971 [2 April 1970] 15658/70 Heading H1K A lead frame 10 includes a backing member 13 to which is bonded a support island 12 for a semi-conductor device 19. The backing member may be in two parts, 24, and have cranked portions 25 together with apertures 27 for receiving lugs 26 of the island 12. The island 12 may be thermocompression bonded or resistance welded to the backing member 13. The arrangement enables a lead frame having expansion properties different from that of the semiconductor material to be used, the island preferably having similar expansion properties to the semi-conductor. The device 19 may be alloyed to the island via a gold layer, flying leads 23 from contact areas on the device making connection with other leads 11 of the frame. The device may be a transistor, the collector being in contact with the backing member via the island, or it may be an integrated circuit. Alternatively, the backing member may be in one piece, the island being bonded at a small portion of the centre only. The frame may be of steel coated with gold, silver, silver on nickel, copper or aluminium, and the island may be of an iron-nickel-cobalt alloy.
