Abstract
A gate insulating film is formed by high-temperature thermal oxidation of a silicon substrate. Consequently, an oxide film is formed all over the substrate. Specifically disclosed is a method for manufacturing a semiconductor device comprising a step for exposing a surface of a silicon substrate; a step for bringing a solution, wherein nitrous oxide is dissolved, into contact with the exposed surface; a step for forming a gate insulating film composed of a silicon oxide film by oxidizing the silicon substrate surface by irradiating the region in contact with the solution with ultraviolet light; and a step for forming a field effect transistor by forming an electrode on the gate insulating film.
