Abstract

A method for purifying electronic grade phosphoric acid is disclosed. Initially, a phosphoric acid solution is diluted to have a phosphoric acid concentration below 20wt%, or use the 5-20wt% pre-concentrated phosphoric acid during the manufacturing process, for improving the fluidity. The diluted phosphoric acid solution can smoothly pass through a nanofiltration (NF) membrane or/and ion exchange resins to remove metal ions contained inside. Next, water inside the diluted phosphoric acid solution can be removed by distillation or other means. Accordingly, this invention provides a method for purifying the phosphoric acid with low cost, high purity, and high efficiency to accord with usage in electronic grade.
