Claims (5)
- 적어도 수소와 질소를 함유하는 플라즈마(plasma) 분위기 중에서 정해진 기판 위에다 비결정질의 실리콘 막을 퇴적(堆積)시키는 것을 특징으로 하는 반도체 막의 제조 방법.
- 적어도 희소 깨스(稀少깨스=rare gas)와 수소 그리고, 질소를 함유하는 분위기 중에서 실리콘을 스팟터(sputter)용의 타겟(target)으로 하여 반응성 스팟터 방법으로 정해진 기판위에다 비결정질 실리콘 막을 퇴적시키는 것을 특징으로 하는 청구범위 1항 기재의 반도체 막의 제조방법.
- 적어도 희소깨스와 수소를 함유하는 분위기 중에서 질소의 반응물(反應物) 또는 수소와 질소의 반응물 가운데서 최소한도 어느 한가지를 함유하는 실리콘을 스팟터용의 타겟으로 하여 반응성 스팟터 방법으로 정해진 기판 위에다 비결정질의 실리콘막을 퇴적시키는 청구범위 1항 기재의 반도체 막의 제조 방법.
- 청구범위 3항과 청구범위 3항의 반도체 막의 제조방법에 있어서 적어도 희소 깨스와 수소 그리고 질소의 분위기 중의 질소 분압(窒素分壓)과 수소 분압과의 비를 1/1000에서 1/10의 범위내로 선택한 것을 특징으로 하는 반도체 막의 제조 방법.
- 전기한 비결정질 실리콘막의 퇴적을 원료(原料) 깨스의 글로우 방전(glow discharge)에 의한 분해작용을 이용하여 정해진 기판 위에다 비결정질의 실리콘막을 퇴적시키는 것을 특징으로 하는 청구범위 1항 기재의 반도체 막의 제조 방법.※ 참고사항 : 최초출원 내용에 의하여 공개하는 것임.
