Abstract
Description
도 2 는 본 발명의 일 실시예에 의한 고전자 밀도의 도전성 마이에나이트 화합물의 제조 방법의 일례를 모식적으로 나타낸 플로우도이다.
도 3 은 피처리체를 고온 처리할 때에 사용되는 장치의 일 구성예를 모식적으로 나타낸 도면이다.
도 4 는 실시예 1 에 관련된 성형체를 고온 처리할 때에 사용한 조립체의 구성을 모식적으로 나타낸 도면이다.
도 5 는 피처리체 중에 포함되는 불소량과 고전자 밀도의 도전성 마이에나이트 화합물의 격자 정수 사이의 관계를 나타낸 그래프이다.
도 6 은 실시예 33 에 관련된 성형체를 고온 처리할 때에 사용한 조립체의 구성을 모식적으로 나타낸 도면이다.

Claims (15)
- 전자 밀도가 5 × 1020 ㎝-3 이상인 도전성 마이에나이트 화합물의 제조 방법으로서,
(1) 마이에나이트 화합물 또는 마이에나이트 화합물의 전구체를 포함하는 피처리체를 조제하는 공정과,
(2) 상기 피처리체의 표면의 적어도 일부에 알루미늄박을 배치하고, 상기 피처리체를 저산소 분압의 분위기하, 1080 ℃ ∼ 1450 ℃ 의 범위의 온도로 유지하는 공정
을 포함하는 것을 특징으로 하는 제조 방법. - 제 1 항에 있어서,
상기 알루미늄박의 전체 두께는, 5 ㎛ ∼ 1000 ㎛ 의 범위인, 제조 방법. - 제 1 항 또는 제 2 항에 있어서,
상기 피처리체는, 놓았을 때에 연직 방향의 최하면이 되는 저면을 갖고,
상기 (2) 의 공정에 있어서, 상기 알루미늄박은, 상기 피처리체의 저면에 배치되는, 제조 방법. - 제 3 항에 있어서,
상기 피처리체는, 상기 저면과 대향하는 상면을 갖고,
상기 (2) 의 공정에 있어서, 상기 피처리체의 상기 상면에, 알루미늄박이 배치되는, 제조 방법. - 제 1 항 내지 제 4 항 중 어느 한 항에 있어서,
상기 (2) 의 공정에 있어서, 상기 피처리체의 표면 전체에 알루미늄박이 배치되는, 제조 방법. - 제 1 항 내지 제 5 항 중 어느 한 항에 있어서,
상기 저산소 분압의 분위기는, 환경 중의 산소 분압이 10-3 ㎩ 이하인, 제조 방법. - 제 1 항 내지 제 6 항 중 어느 한 항에 있어서,
상기 저산소 분압의 분위기는, 일산화탄소 가스를 포함하는, 제조 방법. - 제 1 항 내지 제 7 항 중 어느 한 항에 있어서,
상기 (2) 의 공정은, 상기 피처리체를, 카본을 포함하는 용기 중에 넣은 상태로 실시되는, 제조 방법. - 제 1 항 내지 제 8 항 중 어느 한 항에 있어서,
상기 피처리체는, 마이에나이트 화합물의 분말을 포함하는 성형체, 마이에나이트 화합물을 포함하는 소결체, 또는 가소 분말을 포함하는 성형체인, 제조 방법. - 제 1 항 내지 제 9 항 중 어느 한 항에 있어서,
상기 피처리체는, 할로겐 성분을 포함하는, 제조 방법. - 제 1 항 내지 제 10 항 중 어느 한 항에 있어서,
상기 (2) 의 공정은, 100 ㎩ 이하의 감압 환경, 또는 질소를 제외한 불활성 가스 분위기에서 실시되는, 제조 방법. - 제 1 항 내지 제 11 항 중 어느 한 항에 있어서,
상기 (2) 의 공정 후에, 최소 치수가 5 ㎜ 이상인 도전성 마이에나이트 화합물이 얻어지는, 제조 방법. - 전자 밀도가 5 × 1020 ㎝-3 이상인 도전성 마이에나이트 화합물을 포함하고,
최소 치수가 5 ㎜ 이상인 기상 증착법에 의한 성막용 타겟. - 제 13 항에 있어서,
상대 밀도가 90 % 이상인 성막용 타겟. - 제 1 항 내지 제 12 항 중 어느 한 항에 기재된 제조 방법을 이용하여, 전자 밀도가 5 × 1020 ㎝-3 이상인 도전성 마이에나이트 화합물을 포함하는, 성막용의 타겟을 제조하는 방법.
