Abstract

PURPOSE: A method for semiconductor component mixing implementation is provided to implement semiconductor chip integrated circuits and all components at one time. CONSTITUTION: A method for semiconductor component mixing implementation according to the present invention includes following steps. At the first step, a heat rigid resin is printed on a pattern(1) of circuit substrate(2) on which a semiconductor chip integrated circuit(11) is implemented. At the second step, a solder paste(4) is printed on the pattern(1) on which a package semiconductor integrated circuit(9) and regular electronic devices(8) are implemented. At the third step, a semiconductor chip integrated circuit(11) is mounted on each pattern. The semiconductor chip(11) includes package(9), regular electronic components(8), solder bump, and conductive adhesive(13). At the forth step, the pattern is reflow soldered. At the fifth step, soldering and resin solidification are processed at one time.

본 발명은, 회로기판 위에 회로기판의 부품 실장공법에 관한 것으로, 특히, 솔더 범프의 솔더링공정과 수지의 언더필링공정을 단일화하도록 한 반도체 베어 칩과 패키지형 반도체 칩과 그외 일반전자 부품의 회로기판에의 혼재 실장공법에 관한 것이다.BACKGROUND OF THE INVENTION 1.
