Claims (14)
- 서로 마주보는 애노드와 캐소드;
상기 애노드와 캐소드 사이에 위치하고 복수개의 양자점을 포함하는 양자점 발광층; 그리고
여기 발광원 (excitation light emitting source)을 포함하는 전자 소자로서,
상기 양자점 발광층은, 양자점들의 모노레이어를 포함하고,
상기 양자점은, 상기 애노드와 상기 캐소드 간의 전압 인가에 의해 적색광을 방출하도록 구성되고,
상기 양자점 발광층과 상기 여기 발광원은, 상기 여기 발광원이 파장 400 내지 490 nm 의 범위 광을 상기 양자점에 제공하여 상기 양자점이 적색광을 방출하도록 구성되며,
상기 애노드와 상기 캐소드 중 적어도 하나는 투광 전극 (light transmitting electrode)이고,
상기 적색광은, 상기 투광 전극을 통해 나오는 전자 소자. - 서로 마주보는 애노드와 캐소드;
상기 애노드와 캐소드 사이에 위치하고 복수개의 양자점을 포함하는 양자점 발광층; 그리고
여기 발광원을 포함하는 전자 소자로서,
상기 양자점 발광층은, 양자점들의 모노레이어를 포함하고,
상기 양자점은, 상기 애노드와 상기 캐소드 간의 전압 인가에 의해 녹색광을 방출하도록 구성되며,
상기 양자점 발광층과 상기 여기 발광원은, 상기 여기 발광원이 파장 400 내지 490 nm 의 범위 광을 상기 양자점에 제공하여 상기 양자점이 녹색광을 방출하도록 구성되며,
상기 애노드와 상기 캐소드 중 적어도 하나는 투광 전극이고,
상기 녹색광은, 상기 투광 전극을 통해 나오는 전자 소자. - 서로 마주보는 애노드와 캐소드;
상기 애노드와 캐소드 사이에 위치하고 복수개의 양자점을 포함하는 양자점 발광층; 그리고
여기 발광원을 포함하는 전자 소자로서,
상기 양자점 발광층은, 양자점들의 모노레이어를 포함하고,
상기 양자점은 상기 애노드와 상기 캐소드 간의 전압 인가에 의해 청색광을 방출하도록 구성되며,
상기 양자점 발광층과 상기 여기 발광원은, 상기 여기 발광원이 파장 390 내지 490 nm 의 범위 광을 상기 양자점에 제공하고 상기 양자점이 청색광을 방출하도록 구성되며,
상기 애노드와 상기 캐소드 중 적어도 하나는 투광 전극이고,
상기 청색광은, 상기 투광 전극을 통해 나오는 전자 소자. - 제1항, 제2항, 또는 제3항 중 어느 한 항에 있어서,
상기 여기 발광원은, 상기 제2 파장의 광이 상기 투광 전극을 통과하여 상기 양자점에 도달하도록 구성되거나; 혹은,
상기 여기 발광원은, 발광 트랜지스터 (light emitting transistor)이고, 상기 발광 트랜지스터는, 게이트 전극; 상기 게이트 전극과 중첩되고 전계 발광 물질을 포함하는 채널; 상기 게이트 전극과 상기 채널 사이에 배치되는 절연체; 및 상기 채널에 전기적으로 연결되어 있는 소스 전극과 드레인 전극을 포함하는
전자 소자. - 제4항에서,
상기 게이트 전극은 반사 전극인 전자 소자. - 서로 마주보는 애노드와 캐소드;
상기 애노드와 캐소드 사이에 위치하고 복수개의 양자점을 포함하는 양자점 발광층; 그리고
여기 발광원을 포함하는 전자 소자로서,
상기 양자점은 상기 애노드와 상기 캐소드로부터 제공된 전기 에너지를 받아들여 제1 파장의 광을 방출하며,
상기 양자점 발광층과 상기 여기 발광원은, 상기 여기 발광원이 300 내지 490 nm 의 범위인 제2 파장의 광을 상기 양자점에 제공하고 상기 양자점이 상기 제2 파장의 광에 의해 여기되어 상기 제2 파장보다 큰 제3 파장의 광을 방출하도록 구성되며,
상기 애노드와 상기 캐소드 중 적어도 하나는 투광 전극이고,
상기 제1 파장의 광 및 상기 제3 파장의 광은, 상기 투광 전극을 통해 나오고,
상기 여기 발광원은, 발광 트랜지스터 (light emitting transistor)이고,
상기 발광 트랜지스터는, 게이트 전극; 상기 게이트 전극과 중첩되고 전계 발광 물질을 포함하는 채널; 상기 게이트 전극과 상기 채널 사이에 배치되는 절연체; 및 상기 채널에 전기적으로 연결되어 있는 소스 전극과 드레인 전극을 포함하고,
상기 제1 파장의 광 및 상기 제3 파장의 광은, 상기 캐소드를 통과하여 나가고,
상기 애노드는 제1 표면 및 상기 제1 표면에 반대쪽에 제2 표면을 가지고,
상기 애노드의 상기 제1 표면은 상기 양자점 발광층을 대면하고,
상기 애노드의 상기 제2 표면 위에 상기 발광 트랜지스터가 배치되는 전자 소자. - 제6항에서,
상기 발광 트랜지스터에서 전하 수송(charge transport)은 상기 제1 표면에 수직하게 일어나는 전자 소자. - 서로 마주보는 애노드와 캐소드;
상기 애노드와 캐소드 사이에 위치하고 복수개의 양자점을 포함하는 양자점 발광층; 그리고
여기 발광원을 포함하는 전자 소자로서,
상기 양자점은 상기 애노드와 상기 캐소드로부터 제공된 전기 에너지를 받아들여 제1 파장의 광을 방출하며,
상기 양자점 발광층과 상기 여기 발광원은, 상기 여기 발광원이 300 내지 490 nm 의 범위인 제2 파장의 광을 상기 양자점에 제공하고 상기 양자점이 상기 제2 파장의 광에 의해 여기되어 상기 제2 파장보다 큰 제3 파장의 광을 방출하도록 구성되며,
상기 애노드와 상기 캐소드 중 적어도 하나는 투광 전극이고,
상기 제1 파장의 광 및 상기 제3 파장의 광은, 상기 투광 전극을 통해 나오고,
상기 여기 발광원은, 발광 트랜지스터이고,
상기 발광 트랜지스터는, 게이트 전극; 상기 게이트 전극과 중첩되고 전계 발광 물질을 포함하는 채널; 상기 게이트 전극과 상기 채널 사이에 배치되는 절연체; 및 상기 채널에 전기적으로 연결되어 있는 소스 전극과 드레인 전극을 포함하고,
상기 제1 파장의 광 및 상기 제3 파장의 광은, 상기 캐소드를 통과하여 나가고,
상기 애노드는 제1 표면 및 상기 제1 표면에 반대쪽에 제2 표면을 가지고,
상기 애노드의 상기 제1 표면은 상기 양자점 발광층을 대면하고,
상기 애노드의 상기 제2 표면은 상기 발광 트랜지스터의 채널을 대면하는 전자 소자. - 제8항에서,
상기 발광 트랜지스터에서 전하 수송은 상기 제1 표면에 수평하게 일어나는 전자 소자. - 제4항에서,
상기 채널은, 상기 소스 전극을 대면하는 정공 보조층, 상기 드레인 전극을 대면하는 전자 보조층, 및 상기 정공 보조층과 상기 전자 보조층 사이에 배치되고 전계 발광 물질을 포함하는 발광층을 포함하는 전자 소자. - 제10항에서,
상기 정공 보조층은, 제2 정공 주입층(HIL), 제2 정공 수송층(HTL), 제2 전자 차단층(EBL), 또는 이들의 조합을 포함하고,
상기 전자 보조층은, 제2 전자 주입층(EIL), 제2 전자 수송층(ETL), 제2 정공 차단층(HBL), 또는 이들의 조합을 포함을 포함하는 전자 소자. - 제1항, 제2항, 또는 제3항 중 어느 한 항에 있어서,
상기 여기 발광원은, 발광 다이오드 (light emitting diode)이고,
상기 발광 다이오드는, 제1 전극, 제2 전극, 및 상기 제1 전극과 상기 제2 전극 사이에 배치되고 전계 발광 물질을 포함하는 전계 발광층을 포함하는 전자 소자. - 제1항, 제2항, 또는 제3항 중 어느 한 항의 전자 소자를 포함하는 디스플레이 소자.
- 제1항, 제2항,또는 제3항 중 어느 한 항에 있어서,
상기 양자점은, 45 nm 이하의 광발광스펙트럼의 반치폭을 나타내고,
상기 양자점은, 50% 이상의 양자효율을 나타내도록
구성되는 전자 소자.
