Claims (6)
- [A] 에폭시 변성 아크릴 수지를 포함하는 알칼리 현상성 바인더 폴리머; [B] 광중합 개시제; 및 [C] 광중합성 화합물을 포함하고,
상기 에폭시 변성 아크릴 수지는 아크릴 중합체에 에폭시 수지가 개환 반응에 의해 그라프팅 중합된 것임을 특징으로 하는 드라이 필름 포토레지스트용 감광성 수지 조성물.
- 제1항에 있어서, 상기 에폭시 변성 아크릴 수지는 산가가 100 내지 250mgKOH/g이고, 중량평균분자량이 35,000 내지 100,000g/mol인 것을 특징으로 하는 드라이 필름 포토레지스트용 감광성 수지 조성물.
- 삭제
- 제1항에 있어서, 상기 에폭시 수지는 에폭시 당량이 180g/eq 내지 1500g/eq인 것을 특징으로 하는 드라이 필름 포토레지스트용 감광성 수지 조성물.
- 제1항에 있어서, 상기 에폭시 수지는 비스페놀형 에폭시 수지, 노볼락형 에폭시 수지, 글리시딜 에스테르형 에폭시 수지, 글리시딜 아민형 에폭시 수지, 선형 지방족 에폭시 수지, 지환식 에폭시 수지 및 비페닐형 에폭시 수지로 구성된 군에서 선택되는 1종 이상인 것을 특징으로 하는 드라이 필름 포토레지스트용 감광성 수지 조성물.
- 제1항에 있어서, 상기 감광성 수지 조성물은 [A] 알칼리 현상성 바인더 폴리머 20 내지 80 중량%, [B] 광중합 개시제 2 내지 10 중량% 및 [C] 광중합성 화합물 10 내지 70 중량%를 포함하는 것을 특징으로 하는 드라이 필름 포토레지스트용 감광성 수지 조성물.
