Claims (5)
- 중첩 영역을 포함하는 분할 노광 방법에 이용되는 노광 마스크에 있어서,비중첩부와 상기 비중첩부를 사이에 두고 양측에 배치되며 상기 중첩 영역에 의해 정의되는 중첩부를 포함하고,상기 비중첩부의 패턴 면적은 일정하며 상기 중첩부의 패턴 면적은 상기 중첩 영역의 위치에 따라 달라지되,상기 중첩부의 패턴 면적은, 상기 중첩 영역의 일단으로부터 타단까지의 거리를 변수로 포함하는 2차 함수 특성 곡선에 기초하여 다르게 설정되는 것을 특징으로 하는 노광 마스크.
- 삭제
- 제 1 항에 있어서,상기 중첩부의 패턴 면적 변화량은 상기 비중첩부를 기준으로 대칭되는 것을 특징으로 하는 노광 마스크.
- 제 1 항에 있어서,상기 중첩부의 패턴 면적 변화량(F(x))은 F(x)=Axa+B(여기서, A, B는 상수; x는 거리, a=2, 3, 4) 함수를 따라 가변하는 것을 특징으로 하는 노광 마스크.
- 제 1 항, 제 3 항 및 제 4 항 중 어느 한 항에 기재된 노광 마스크를 이용하여 상기 중첩부를 공유하도록 기판을 분할 노광하는 것을 특징으로 하는 노광 방법.
