Claims (14)
- 수성 매질, 연마제 및 연마 촉진제를 포함하는 화학-기계적 연마제 조성물에 있어서,상기 연마 촉진제가 메틸 글리시네이트, 글리시나마이드, 아미노구아니딘, 세미카바자이드, 구아니딘, 포름아미딘, 아세트아미딘, 포름아미드, 아세트아미드, 포르밀 히드라지드, 아세트히드라지드, 에틸 글리시네이트, 메틸 카바제이트, 에틸 카바제이트, 메틸 카바메이트 또는 에틸 카바메이트, 또는 이들의 산 부가 염, 또는 상기 화합물들의 둘 이상의 혼합물로 이루어진 군으로부터 선택되는 조성물.
- 삭제
- 제 1 항에 있어서,상기 연마제가 SiO2, Al2O3, ZrO2, CeO2, SiC, Fe 2O3, TiO2, Si3N4 또는 이들의 혼합물로부터 선택되는 조성물.
- 제 1 항에 있어서,0.1 내지 30중량%의 연마제를 포함하는 조성물.
- 제 4 항에 있어서,3 내지 25중량%의 연마제를 포함하는 조성물.
- 제 1 항에 있어서,0.01 내지 5중량%의 연마 촉진제를 포함하는 조성물.
- 제 6 항에 있어서,0.03 내지 2중량%의 연마 촉진제를 포함하는 조성물.
- 삭제
- 제 1 항에 있어서,상기 연마 촉진제가 메틸 글리시네이트 하이드로클로라이드, 글리시나마이드 하이드로클로라이드, 아미노구아니딘 카보네이트, 세미카바자이드 하이드로클로라이드, 구아니딘 카보네이트 및 이들의 혼합물로 이루어진 군으로부터 선택되는 조성물.
- 제 1 항에 있어서,산 성분 및/또는 그의 염을 추가로 포함하는 조성물.
- 제 10 항에 있어서,상기 산 성분이 질산, 염산, 탄산, 황산, 아황산, 인산, 아인산, 염소산, 브롬산, 요오드산, 과염소산, 과브롬산, 과요오드산, 포름산, 아세트산, 프로피온산, 부티르산, 발레산, 헥사노산, 말론산, 숙신산, 글루타르산, 디프산, 글리콜산, 락트산, 시트르산, 말산, 타르타르산, 옥살산, 글리신, 크레아틴, 디메틸글리신, 알라닌 및 이들의 혼합물로 이루어진 군으로부터 선택되는 조성물.
- 제 10 항에 있어서,상기 염이 암모늄 카보네이트인 조성물.
- 제 1 항에 있어서,산화제를 추가로 포함하는 조성물.
- 제 1 항, 제 3 항 내지 제 7항, 또는 제 9항 내지 제 13 항 중 어느 한 항에 정의된 화학-기계적 연마제 조성물을 반도체 웨이퍼 표면에 적용함을 포함하는, 반도체 웨이퍼 표면의 연마 방법.
