取り除く。 3)次いで、電子素子領域を半絶縁性半導体層で埋め込
む。 4)次いで、前記半絶縁性半導体層上に電子素子用のエ

を詳細に説明する。図1は本発明にかかる光電子集積回
路の一実施例の断面図である。本実施例は、InP基板
上にフォトダイオード(PD)と電界効果型トランジス
タ(FET)を形成したものである。図中の符号は、従
来技術の説明に用いた図3と同一である。本実施例は、
図2に示すように、以下の工程で製作した。即ち、 1)先ず、半絶縁性InP基板1上に、PD用エピタキ
シャル層として、n+ −InPバッファ層3を選択成長
する。16aはSiNからなる成長阻止膜である。 2)次いで、n+ −InPバッファ層3の一部(PD領
域外)を成長阻止膜16bで保護し、露出したn+ −I
nPバッファ層3上のみに、n+ −InPバッファ層1
4、ノンドープInGaAs光吸収層4、n−InP窓
層5、n−InGaAsキャップ層6、ノンドープIn
Pキャップ層15を順次選択成長する(図2(a))。
この際に、ノンドープInPキャップ層15はメサ側面
を覆うように成長させる。その後、成長阻止膜16a、
