下し、70℃で5時間反応せしめた後、酢酸0.008
7モルを加えて中和した。この反応物の分子量をGPC
により求めたところ、数平均分子量は1,150,00
0であった。実施例1と同様にこれをシリコンウェハー
上にスピンコートし、溶剤を完全に除去したところ、鉛
筆硬度Fの比較的硬い被膜が得られた。さらにこの被膜
に300℃で1時間熱処理を行ったが、何ら異常は見ら
