素子が形成されたSiC基板(31)と、SiC基板の一面に形成された第1主電極(32D)と、SiC基板の板厚方向において一面とは反対の裏面に形成された第2主電極(32S)と、を有する半導体チップ(30)と、
半導体チップを挟むように配置された放熱部材(40、50、60、86)であって、一面側に配置され、第1主電極に接続された第1放熱部材(40)、および、裏面側に配置され、第2主電極に接続された第2放熱部材(50、60、86)と、
第1主電極と第1放熱部材との間、および、第2主電極と第2放熱部材との間、のそれぞれに介在して接合部を形成する接合部材(90、91、92)と、
を備え、
接合部材の少なくともひとつは、
Agを3.2~3.8質量%、Cuを0.6~0.8質量%、Niを0.01~0.2質量%含むとともに、
Sbの含有量をx質量%、Biの含有量をy質量%とすると、x+2y≦11質量%、x+14y≦42質量%、及び、x≧5.1質量%を満たすようにSbとBiを含み、
さらに、Coを0.001~0.3質量%、Pを0.001~0.2質量%含み、
残部がSnからなる合金組成の鉛フリーはんだであり、
第2主電極は、第1主電極よりもヤング率の小さい材料を用いて形成されており、
接合部材のうち、第2主電極と第2放熱部材との接合部を形成している接合部材は、鉛フリーはんだよりも強度の低い低強度はんだであり、残りの接合部材の少なくともひとつは、鉛フリーはんだである。
先ず、図1に基づき、車両の駆動システムの概略構成について説明する。
図1に示すように、車両の駆動システム1は、直流電源2と、モータジェネレータ3と、電力変換装置4を備えている。
次に、図1に基づき、電力変換装置4の回路構成について説明する。電力変換装置4は、平滑コンデンサ5と、インバータ6を備えている。
次に、図2~図5に基づき、半導体装置の概略構成について説明する。図2は、半導体装置を示す平面図である。図3は、半導体装置において、封止樹脂体の内部構造を示すために、図2に対して封止樹脂体を省略した図である。図4は、図2のIV-IV線に沿う断面図である。図5は、図2のV-V線に沿う断面図である。
次に、上記した半導体装置15の製造方法の一例について説明する。
次に、半導体装置15に用いられる鉛フリーはんだについて説明する。図6は、鉛フリーはんだを説明するための図である。縦軸はSbの含有量x、横軸はBiの含有量yを示している。
この実施形態は、先行する実施形態を基礎的形態とする変形例であり、先行実施形態の記載を援用できる。先行実施形態では、半導体チップ30の主電極の構成について特に言及しなかった。上記した合金組成の鉛フリーはんだ(8元系はんだ)は、主電極の材料が互いに同じ場合に限らず、互いに異なる構成に用いてもよい。
この実施形態は、先行する実施形態を基礎的形態とする変形例であり、先行実施形態の記載を援用できる。先行実施形態では、ソース電極32S側のヒートシンク50が配線機能を提供した。これに代えて、ヒートシンク50が配線機能を提供しない構成としてもよい。

Claims (2)
- 素子が形成されたSiC基板(31)と、前記SiC基板の一面に形成された第1主電極(32D)と、前記SiC基板の板厚方向において前記一面とは反対の裏面に形成された第2主電極(32S)と、を有する半導体チップ(30)と、
前記半導体チップを挟むように配置された放熱部材(40、50、60、86)であって、前記一面側に配置され、前記第1主電極に接続された第1放熱部材(40)、および、前記裏面側に配置され、前記第2主電極に接続された第2放熱部材(50、60、86)と、
前記第1主電極と前記第1放熱部材との間、および、前記第2主電極と前記第2放熱部材との間、のそれぞれに介在して接合部を形成する接合部材(90、91、92)と、
を備え、
前記接合部材の少なくともひとつは、
Agを3.2~3.8質量%、Cuを0.6~0.8質量%、Niを0.01~0.2質量%含むとともに、
Sbの含有量をx質量%、Biの含有量をy質量%とすると、x+2y≦11質量%、x+14y≦42質量%、及び、x≧5.1質量%を満たすようにSbとBiを含み、
さらに、Coを0.001~0.3質量%、Pを0.001~0.2質量%含み、
残部がSnからなる合金組成の鉛フリーはんだであり、
前記第2主電極は、前記第1主電極よりもヤング率の小さい材料を用いて形成されており、
前記接合部材のうち、前記第2主電極と前記第2放熱部材との前記接合部を形成している前記接合部材は、前記鉛フリーはんだよりも強度の低い低強度はんだであり、残りの前記接合部材の少なくともひとつは、前記鉛フリーはんだである半導体装置。 - 前記第2放熱部材は、前記第2主電極に接続されたターミナル(60)と、前記ターミナルを介して前記第2主電極に電気的に接続されたヒートシンク(50)と、を有し、
前記接合部材は、前記第2主電極と前記ターミナルとの間、および、前記ターミナルと前記ヒートシンクとの間、のそれぞれに介在しており、
前記ターミナルと前記第2主電極との接合部を形成している前記接合部材(91)は、前記低強度はんだである請求項1に記載の半導体装置。
