Claims (6)
- 内部に置かれた基板の酸化膜除去工程により,内壁にフッ素/シリコン含有物質が蒸着されたチャンバと,前記チャンバの外側に設置されてRFパワーが供給されているアンテナを含む基板処理装置を運用する方法であって,
前記チャンバの内壁を75℃以上になるように前記チャンバの内部に不活性ガスを供給して前記アンテナRF電力を供給して前記フッ素/シリコン含有物質を熱分解すると,基板処理装置の運用方法。 - 前記不活性ガスは,アルゴンである請求項1記載の基板処理装置の運用方法。
- 前記アンテナにRF電力を供給するための段階は,
RF電力を供給する供給時間とRF電力の供給が中断される中断時間が定期的に繰り返される請求項1記載の基板処理装置の運用方法。 - 前記供給時間は前記の停止時間よりも長い請求項1記載の基板処理装置の運用方法。
- 前記方法は,前記不活性ガスの供給と前記アンテナのRFパワーの供給前に,
前記チャンバの内部に設置された基板支持台に基板が置かれた状態では,前記チャンバの内部にソースガスを供給して前記アンテナRF電力を供給して前記ソースガスから反応性ガスを生成し,前記反応性ガスを前記基板の表面に提供して前記基板の表面に形成された酸化膜と反応させる段階;と
前記基板を前記チャンバの外部に引き出してアニーリングチャンバに移送し,前記アニーリングチャンバ内で前記基板を80℃以上に加熱するステップを含む請求項1記載の基板処理装置の運用方法。 - 内部空間を有するチャンバ;
前記内部空間に設置されて上部に基板が置かれる基板支持台;
前記チャンバの外側に設置されてRFパワーが供給されるアンテナ;と
前記チャンバの内部に不活性ガスとソースガスを供給可能なガス供給ユニット,と
前記ガス供給ユニットと前記アンテナに電気的に接続されて前記アンテナにRFパワーを供給可能なコントローラを含み,
前記コントローラは,
前記チャンバの内壁を75℃以上になるように前記チャンバの内部に不活性ガスを供給して前記アンテナRF電力を供給して前記フッ素/シリコン含有物質を熱分解する洗浄モードで動作可能な,基板処理装置。
