Description
位以上である通常サイズの金属材料(以下、バルク金属材料という)と同等の高い融点と
なる。このため、半導体装置の実装時の熱ストレスの低減および実装後の耐熱温度の向上が要求される幅広い製品への適用に好適である。
<プロセス>
図1(a)~図1(f)は、本発明の実施の形態における半導体装置の接合方法を示す工程図である。
図1(a)に示すように、第一の部材1の接合面(図示せず)に、ナノ金属ペースト2と、スペーサー3aを供給する。
図1(b)に示すように、第二の部材4を、ナノ金属ペースト2を介して、第一の部材1上に搭載する。
図1(c)に示すように、高温炉5などの中で加熱し、ナノ金属ペースト2中の溶剤が蒸発しない温度で、スペーサー3aを溶融し、溶融状態のスペーサー3bを形成する。このとき、ナノ金属ペースト2中の溶剤の沸点が、150℃以上の溶剤の場合、スペーサー材料には、例えば、融点が140℃付近となるSn58Bi半田や、融点が120℃付近となるSn49In半田等が好ましく、また、溶剤の沸点が100℃程度の溶剤の場合、スペーサー3aの材料には、例えば、融点が80℃付近となるIn33Bi半田などが好ましい。その他にもSnBiInなどの3元系の半田材料なども適用できる。
図1(d)に示す様に、ナノ金属ペースト2中の溶剤が蒸発する温度で加熱して溶剤分を減少させる。
図1(e)に示すように、ナノ金属ペースト2中の分散剤が除去され、かつ金属ナノ粒子の焼結する温度まで昇温し、十分に焼結が完了するまで保持することで、強固なバルク金属を主とした、焼結金属7を形成する。
最後に、図1(f)に示すように、常温に戻すことで、溶融したスペーサー3bが冷やされ、再凝固した状態のスペーサー3cを形成し、接合層8が形成される。
図1(c)~図1(e)までの加熱を有する工程において、加圧を行うことは無いので、高温状態で加圧するという高度な制御を要する工程が不要となる。
図2を参照して、上記接合方法で作製された接合体の構成を説明する。図2は、作製された接合体の断面図である。
例えば焼結金属7がAgの場合、バルクAgの熱伝導率は418W/m・Kであるが、非ナノ金属ペーストを焼結させた場合、焼結後の接合層8には空孔9が入るため、実際の熱抵抗は、80~330W/m・K程度まで低下するが、本構成によると、本来、空孔9であった場所の一部に、再凝固したスペーサー3cが充填された状態となるため、熱伝導率の改善が可能となる。
また、高価な高温化での加圧制御設備が不要なため、製造コストを抑えることができる。

Claims (8)
- 第一の部材の第一の面に、少なくとも金属ナノ粒子と溶剤から構成されるナノ金属ペースト及び、スペーサーを供給するペースト供給工程と、
第二の部材を、前記第一の面に対向し、前記スペーサーに突き当てるように搭載する搭載工程と、
前記ナノ金属ペースト中の溶剤が蒸発する温度以下で、かつ、前記スペーサーを溶融又は分解させる第1加熱工程と、
前記ナノ金属ペースト中の溶剤が蒸発する温度で加熱する第2加熱工程と、
前記金属ナノ粒子が焼結する温度で第3加熱する工程と
を有する接合方法。 - 前記スペーサーが、半田である請求項1記載の接合方法。
- 前記半田の中に、Bi、又は、Inのいずれかが含まれている請求項2記載の接合方法。
- 前記スペーサーの形状が、球状、柱状、ワイヤー状、又は箔状である請求項1~3のいずれかに記載の接合方法。
- 前記ペースト供給工程で、前記ナノ金属ペースト内に、前記スペーサーが予め混合された状態で、前記第一の部材の第一の面に供給される請求項1~4のいずれかに記載の接合方法。
- 金属ナノ粒子と溶剤を含むナノ金属ペースト中に、前記溶剤の沸点よりも低温で溶融又は分解するスペーサーが混入された接合材料。
- 前記スペーサーが、半田である請求項6記載の接合材料。
- 前記半田は、Bi、又は、Inのいずれかを含む請求項7記載の接合材料。
